Magnetron reactive ion etching (RIE) characteristic of polycrystalline (poly) 3C-SiC thin films grown on thermally oxidized Si substrates are presented. The magnetron RIE can stably etch the poly 3C-SiC thin films at a lower ion energy (70 W) without any damages than the commercial RIE system. The best vertical structure was improved by the addition of 40% O 2 and 16% Ar with the CHF 3 reactive gas.

In this paper, mechanical sensitivity and deflection of center is compared with thin planar membrane, thin corrugated membrane and thin corrugated membrane with metal layer. All models have been developed by realizing the initial stress. Finite element model simulation results show that mechanical sensitivity of corrugated membrane with metal layer is less than a sensitivity of corrugated membrane. Considered sensitive element with metal layer has been designed and fabricated using silicon micro-machining technologies. Small sensitivity of corrugated membrane with metal layer is explained by residual stresses in metal layer after cooling construction.

New combined method for calibrating the parameters of 2D technological and electrophysical models of "software package for two-dimensional process and device simulation - MicroTec-3.02" was suggested in this paper. This calibrating is realized on basis of high-accuracy 1D doping profiles in the channel and source-drain areas of MOS-transistors which were calculated by "FACT" software package, as well as volt-ampere characteristics of researched devices, that were really measured.
