A Monte-Carlo approach has been applied to the estimation of yield of CMOS Digital-to-Analog Converter circuits as a design optimization tool. Parasitic circuit elements are included. A components of variance model is used to describe the multilevel variability of the resistors. The dependence of yield on the nominal values and the variances of circuit parameters has been examined. Test structures have been fabricated to investigate further the statistical distributions of DAC circuit elements.

This paper establishes a systematic approach for design, fabrication, and modeling of a newly proposed self-aligned AlGaAs/GaAs heterojunction bipolar transistor (HBT) employing a two-dimensional heterostructure device simulator and a heterojunction bipolar transistor circuit simulator. The developed HBT has an abrupt emitter-base heterojunction, and applies a novel structure in which a single base-electrode is placed between two emitter-electrodes. A fabricated 3 × 8 µm 2 two-emitter HBT exhibits a measured current gain cutoff frequency f T =45 GHz which is believed to be the highest, ever reported, for all kinds of bipolar transistors. Results of frequency divider circuit simulation indicate that the developed HBT would be 1.4 times faster than a conventional HBT in which one emitter-electrode is located between two base-electrodes.

Numerical modeling established itself as a powerful tool for the analysis and design of discrete semiconductor devices and integrated circuits. The paper reviews the basic semiconductor equations, the physical internal mechanisms implemented in the present simulation programs and the numerical methods used to solve the nonlinear semiconductor equations. Selected results of numerical simulation of high frequency and high power discrete devices are given. The exemples comprise bipolar and FET devices made on Si or GaAs, operating in steady state or transient conditions and modeled in one or two dimensions.

To take into account the bidirectional nature of MOS transmission gates, the program simulates nets connected through transmission gates as single entities refered to as "supernets". The purpose of SPECS is to automatically extract from a Rockwell microelectronic symbolic matrix description a netlist for circuit simulation. This program differs from others in that it uses a symbol layout matrix as an input, calculates both interelectrode and intrinsic capacitance, calculates conductor resistance, produces a schematic representation of the network and has a selective TRACE, i.e., traces only the circuit or network of interest.

The design of IC's needs software tools as an aid to optimize devices, reduce design time and costs. This representation gives an overview about different aspects of modeling and simulation techniques applied in these tools. Beginning with a historical review of CAD-activities for microelectronics different types of simulators will be described. The topic of process- and device-modeling treats the relation between technological process parameters, physical effects and device performance. The application and properties of circuit-, timing-, logic- and mixed-mode simulators with aspect to different levels of model complexity will be discussed.
