Silicon carbide is a semiconductor material with superior properties compared with silicon or gallium arsenide. The main advantages concern high-temperature, high-power, high-frequency, and radiation hardened applications. In the first part of the paper, the material characteristics of SiC will be reviewed from a device point of view and the main application fields for SiC devices are summarized. In the second part, an overview of the current status of SiC devices and circuits is given. Special emphasis is put on high-temperature operation. These new devices enable advanced applications in power industry and mobile systems. Transfer to production seems to be possible within the next few years, being mainly a question of substrate quality and cost.

Data Acquisition System(DAS) design for advanced Core-Cooling Mechanism Experiment(ACME) is studied in the *** is an important connection between test facility and result analysis. Firstly,it introduces DAS and its design requirement for *** one thousand data resources need record in *** have different types and acquisition *** order to record these data,a large scale and high speed layered data acquisition system is developed. Secondly,it discusses the DAS design for ACME,including the analog signal adjusting circuits,clock circuit design,sampling frequencies,data storage and transmission by large database system,anti-interference and etc. Analog signal adjusting circuits are necessary to deal with different kinds of input data to gain standard data *** data change slowly and others change in several seconds according to the test performed on *** it is difficult to use uniform sampling frequencies,and a layered data acquisition system is introduced.A large database is built to store data for ACME test,which keeps data safer and makes subsequent data handling more convenient.A database hot backup is also applied to ensure data *** software of DAS is built by Labview,which can provide intuitionist result and friendly *** important function of DAS is the ACME safety protection. Finally,the characteristics and improvement of DAS for ACME is analyzed compared to other test facility. Besides friendly user interface,DAS of ACME can also assure higher data precision and sampling frequency.

This paper presents a novel miniaturized reconfigurable and switchable feeding network to cover GSM, GPS, 3G, WiFi and global LET standards. The feeding network consists of four conventional Wilkinson power dividers which can be individually reconfigured in length using PIN diodes switches. By controlling the bias voltages of these PIN diodes, the operating frequency of the proposed design can be converted between four different bands: 600MHz-900MHz, 1.2GHz-1.6GHz, 1.8GHz-2.2GHz and 2.4GHz-2.6GHz. The first frequency band (600MHz-900MHz) is applied to satisfy the applications of LTE US (700MHz), LTE UK (800MHz) and GSM (850MHz, 900MHz). The second band (1.2GHz-1.6GHz) targets GPS L1 (1.575GHz) and GPS L2 (1.227GHz). Different GSM (1800MHz, 1900MHz) and 3G standards (UMTS, W-CDMA, TD-SCDMA and CDMA2000) are located in the third frequency band (1.8GHz-2.2GHz). The last band (2.4GHz-2.6GHz) is used to cover WiFi (2.45GHz) and LTE Europe (2.6GHz). The miniaturized and optimized feeding network exhibits good performance for S-Parameters in each band, which includes low return loss, equal power splitting and suitable insertion loss. Within the simulation environment, three types of PIN diode models were constructed and investigated in order to improve accuracy. The feeding network is implemented on an FR4 substrate. Fabrication and measurement results closely correlate with those obtained during design simulations. The reconfigurable feeding network can be particularly applied to commercial multiband communication systems.

Novel +/-100-V p-channel LDMOS FET technology were developed for a pulse transmitter IC for an ultrasound application. With a design of steep-profile in drift region for a higher RESURF effect, area efficiency of the output performance can be improved by 20 % of R on, sp . By an optimization of gate poly-Si structure for reducing electric field and higher tolerability against electron trapping in LOCOS, stable performance against high-temperature reverse bias (HTRB) can be obtained. BV off /R on, sp of 260 V/3079 ohm·mm 2 of p-channel LDMOS and well matched I D -V DS curve traces between n-channel and p-channel LDMOS FETs enabled the suitable bipolar pulse mirror symmetry with less than -40 dBc of second harmonic distortion in the IC with long-term stability.

This paper presents the V G1 -V G2 map to identify the state of channels and clarified the performance of 4T-FinFETs as a VT-FET. As a result, we found that the asymmetric work-function DG structure achieves V th controllability without the S-slope degradation within the V th -control-voltage range V SS les V G2 les V DD . This control voltage range is a great advantage to simplify the system organization for the power management, which is never realized by the planar bulk devices.

If a natural disaster like an earthquake or an accident in a chemical or nuclear plant hits a populated area, rescue teams have to get a quick overview of the situation in order to identify possible locations of victims, which need to be rescued, and dangerous locations, which need to be secured. Rescue forces must operate quickly in order to save lives, and they often need to operate in dangerous environments. Hence, robot-supported systems are increasingly used to support and accelerate search operations. The objective of the SENEKA concept is the situation responsive networking of various robots and sensor systems used by first responders in order to make the search for victims and survivors more quick and efficient. SENEKA targets the integration of the robot-sensor network into the operation procedures of the rescue teams. The aim of this paper is to inform on the objectives and first research results of the ongoing joint research project SENEKA.

In recent years, the brightness of light-emitting diodes with efficiency has reached a high level, and the next surge is in demand for various types of luminous equipments, such as those can be used in the urban landscape of electronic outdoor billboards, aviation and electronic equipment indicators, which can replace the automobile's headlights. Particularly in view of the safety factor, such as solid-state components, the hardness of life, and the reliability. Therefore, they become the most suitable alternative with lower maintenance costs. However, when the factory produces a few thousands of light-emitting diode, traditional expensive detecting systems have been used to determine whether their characteristics are good or bad. It is noteworthy that this work will design and fabricate the effective detection and measurement system for the advanced light-emitting diodes, and this system can be used to analyze the stability as well.

We propose combination of "dropout" and "Manhattan Rule" training algorithms for memristive crossbar neural networks to reduce circuit area overhead of in-situ training. Using accurate phenomenological model of memristive devices, we show that such combination allows achieving 0.7% misclassification rate on the MNIST benchmark, which is comparable to the best reported results. At the same time, the considered training approach allows reducing the size of memory circuits, the largest area overhead component, which is required to store intermediate weight adjustments during training, by as much as 40% at 16% longer training time as compared to the baseline crossbar circuit compatible "Manhattan Rule" training. The further reduction of the memory circuit area overhead is possible but at the expense of inferior classification performance.

This paper presents a 48×32 elements dual-polarized transmit (Tx) phased array for Ku-band (13.5-14.5GHz) satellite communication (SATCOM). In order to achieve a low profile, the array uses a multilayer printed circuit board (PCB) with the antenna elements on the front side, the silicon Tx beamformer chips surface-mounted on the back side, and the beamformers' control and power supply routings are also integrated into the PCB. Each beamformer has 8 channels connected to the vertical and horizontal polarization of the surrounding 4 antenna elements, and the array can be circular or linear polarization by changing the phase of the channels. The total Tx phased array consists of 12 subarrays of 8×16 dual-polarized antenna elements, which is designed to reduce the cost of production. The antenna elements are arranged in a regular rectangle with a spacing of 10.5 mm, allowing a scanning range of ±60° in the operating band. The effective isotropic radiated power (EIRP) of the Tx array is higher than 82.2 dBm at 13.5-14.5 GHz, which allows for a good realization of communications between ground equipment and satellites.

Standard cell library plays a crucial role in the efficient and reliable design of integrated circuits, but layout design of standard cell library remains challenging in industry today due to the complex design and time-to-market constraint. In this work, an automatic standard cell layout generator integrated with design expertise is presented. Existing layout experience is extracted and utilized for device placement. Additionally, to solve the multiple constraints for standard cell routing, an expertise-driven hybrid routing algorithm is developed and illustrated. Experimental results show that proposed layout generator can produce competitive standard cell layouts with quality comparable to expert's design from industry.
