Mechanisms of Current Fluctuation in high-Mobility p-Type Tellurium Field-Effect Transistors

This article utilizes low-frequency noise (LFN) measurements to evaluate the stability of tellurium (Te) field-effect transistor (FET). Our results show that LFN for Te FET on hexagonal boron nitride/silicon dioxide (h-BN/SiO2) tracks the trends of flicker noise (1/ f noise) and decreases with increasing overdrive voltages, which is ascribed to the change of dominant carriers and the fluctuation of surface trap density. Compared with Te FET on SiO2, Te FET on h-BN/SiO2 reaches a lower LFN. To further investigate the mechanism of current fluctuation, surface trap density ( N st ) is extracted. The average value of N st for Te FETs on h-BN/SiO2 is smaller than that for Te FETs on SiO2. It is concluded that the introduction of atomically flat h-BN dielectric decreases N-st, suggesting that Te FET on h-BN/SiO2 presents higher immunity to LFN and provides a design thought for devices with high stability in the future.

Achieving Superior Thermoelectric Performance in Methoxy-Functionalized MXenes: The Role of Organic Functionalization

Thermoelectric technology enables the direct and reversible conversion of heat into electrical energy without air pollution. Herein, the stability, electronic structure, and thermoelectric properties of methoxy-functionalized M2C(OMe)2 (M = Sc, Ti, V, Cr, Y, Zr, Nb, Mo, Hf, Ta, and W) were systematically investigated using first-principles calculations and semiclassical Boltzmann transport theory. All MXenes, except those with M = Cr, Mo, and W, can be synthesized by substituting Cl- and Br-functionalized MXenes with deprotonated methanol, with stability governed by the M-O bond strength. Notably, semiconductors Sc2C(OMe)2 and Y2C(OMe)2 exhibit exceptionally high peak ZT values of 15.02 and 12.11 under n-type doping at 900 K, achieving a remarkable thermoelectric conversion efficiency of 53% at a temperature difference of 600 K, outperforming current high-performance thermoelectric materials. This superior performance is attributed to the weak electron-withdrawing nature of the methoxy group, which enhances nonbonding d electrons, combined with flat and degenerate band edges, and strong coupling between acoustic and optical phonons. Together, these features sustain a high Seebeck coefficient, improve electrical conductivity, and suppress lattice thermal conductivity. These findings present an effective organic functionalization strategy for designing high-performance MXenes for industrial applications and offer valuable insights for developing next-generation thermoelectric materials.

ZnO is widely used in the development of efficient opto-electronic devices due to its wide bandgap, excellent optical absorption, and refractive index features. This research presents a comprehensive analysis of the structural phase transition, mechanical properties, bandstructure, and optical properties of 5-5 phase ZnO under pressure by utilizing the DFT-based ab initio approach. The calculated phonon dispersion has shown dynamic stability whereas elastic constants demonstrated mechanical strength and elastic anisotropy of 5-5 phase ZnO. In particular, the 5-5 phase was predicted to transform into the rocksalt (B1) phase at 4.95 GPa via the LDA enthalpy calculation. The hybrid functional B3LYP exploration revealed direct and widening bandgap could introduce interesting optical characteristics under pressure, including metalic response of dielectric function at 17.5 eV, high absorption coefficient and refractive index values in the UV region. The comparative analysis demonstrates an enhancement in the optical properties of the 5-5 phase over the B4 phase under pressure. Hence, this research lays a strong foundation for developing 5-5 phase ZnO-based opto-electronic devices such as multijunction solar cells, optical coatings, and UV detectors for astronomy and medical observations.

high-Gain PMMA-Modified Graphene Photodetectors for Dual-Wavelength Secure Communication Utilizing Distinct Temporal Photoresponses

Photodetectors exhibiting oppositive polar responses at two different wavelengths have been used extensively for secure optical communication. However, current technologies are susceptible to signal cancellation and cross-talk, due to the time-independent responses of equal strengths. In this study, a different encryption system based on a PMMA-modified graphene (PMG) photodetector is demonstrated that shows remarkable wavelength-dependent temporal responses: the PMG detector shows a largely constant response for wavelengths longer than 580 nm, while a linear time dependence for shorter wavelengths. It is found that the qualitatively different temporal responses are attributed to the photogating effects and the PMMA-mediated oxygen desorption process, respectively. Moreover, the PMG device achieves exceptionally large normalized-gain values of 2.18 x 10(-3) m(2)V(-1) and 2.97 x 10(-5) m(2)V(-)1 for the two cases, respectively, both surpassing previously reported values by an order of magnitude for the bipolar responsive photodetectors in ambient conditions. By harnessing these distinct temporal photoresponses as encrypted and key signals at different wavelengths, an effective encryption system for optical communication is demonstrated that enhances signal recovery and avoids signal cancellation. The research introduces a straightforward yet efficient structural design for photodetectors with temporally distinct photoresponses at specific wavelengths and represents a significant advancement in the field of secure communication.

AisNet: A Universal Interatomic Potential Neural Network with Encoded Local Environment Features

This paper proposes a new interatomic potential energy neural network, AisNet, which can efficiently predict atomic energies and forces covering different molecular and crystalline materials by encoding universal local environment features, such as elements and atomic positions. Inspired by the framework of SchNet, AisNet consists of an encoding module combining autoencoder with embedding, the triplet loss function and an atomic central symmetry function (ACSF), an interaction module with a periodic boundary condition (PBC), and a prediction module. In molecules, the prediction accuracy of AisNet is comparabel with SchNet on the MD17 dataset, mainly attributed to the effective capture of chemical functional groups through the interaction module. In selected metal and ceramic material datasets, the introduction of ACSF improves the overall accuracy of AisNet by an average of 16.8% for energy and 28.6% for force. Furthermore, a close relationship is found between the feature ratio (i.e., ACSF and embedding) and the force prediction errors, exhibiting similar spoon-shaped curves in the datasets of Cu and HfO2. AisNet produces highly accurate predictions in single-commponent alloys with little data, suggesting the encoding process reduces dependence on the number and richness of datasets. Especially for force prediction, AisNet exceeds SchNet by 19.8% for Al and even 81.2% higher than DeepMD on a ternary FeCrAl alloy. Capable of processing multivariate features, our model is likely to be applied to a wider range of material systems by incorporating more atomic descriptions.

The rapid development of deep learning technology has led to the emergence of diffusion models as a promising generative model with diverse applications. These include image generation, audio and video synthesis, molecular design, and text generation. The distinctive generation mechanism and exceptional generation quality of diffusion models have made them a valuable tool in these diverse fields. However, with the extensive deployment of diffusion models in the domain of image generation, concerns pertaining to data privacy, data security, and artistic ethics have emerged with increasing prominence. Given the accelerated pace of development in the field of diffusion models, the majority of extant surveys are deficient in two respects: firstly, they fail to encompass the latest advances in diffusion-based image synthesis;and secondly, they seldom consider the potential social implications of diffusion models. In order to address these issues, this paper presents a comprehensive survey of the most recent applications of diffusion models in the field of image generation. Furthermore, it provides an in-depth analysis of the potential social impacts that may result from their use. Firstly, this paper presents a systematic survey of the background principles and theoretical foundations of diffusion models. Subsequently, this paper provides a detailed examination of the most recent applications of diffusion models across a range of image generation subfields, including style transfer, image completion, image editing, super-resolution, and beyond. Finally, we present a comprehensive examination of these social issues, addressing data privacy concerns, such as the potential for data leakage and the implementation of protective measures during model training. We also analyse the risk of malicious exploitation of the model and the defensive strategies employed to mitigate such risks. Wound infections are one of the major threats to human health, accounting for millions of deaths annually. Realtime monitoring, accurate diagnosis, and on-demand therapy are crucial to minimizing complications and saving lives. Herein, we propose a "monitor-and-treat" strategy for infected wound management by integrating the emerging development of bacterio-therapeutics and bio-optics. The upper layer consists of gelatin methacryloyl (GelMA)-collagen III methacryloyl (Col3MA) (GC), Reuterin (Reu) isolated from the probiotic Lactobacillus reuteri (L. reuteri) and microfluidic safflower polysaccharide (SPS)@GelMA microspheres using 3D printing technology. The lower layer is made of acryloylated glycine (ACG) hydrogel with tissue adhesion capability, which enables the hydrogel to adapt to the movement and stretching of the skin. By integrating temperature-sensitive polydimethylsiloxane (PDMS) optical fibers, the ACG-GC/Reu/SPS-PDMS hydrogel could accurately and steadily sense and send wound temperature information to intelligent devices for real-time monitoring of the healing status ("monitor"). The double-layered hydrogel not only inhibited bacterial survival and colonization (97.4 % against E. coli and 99 % against S. aureus), but also exhibited remarkable hemostatic properties. Furthermore, it was conducive to L929 cell proliferation and pro-angiogenesis, and promoted the polarization of pro-inflammatory M1 macrophages to the anti-inflammatory M2-phenotype, therefore creating a favorable immune microenvironment at the wound site. Animal experiments using SD rats and Bama minipigs demonstrated that this hydrogel promoted wound closure, directed polarization to M2 macrophages, alleviated inflammation, enhanced neovascularization, therefore accelerating infected wound healing ("treat"). Multi-objective optimization based optimal setting control for industrial double-stream alumina digestion process

First-principles study of electronic and optical properties of NH3-adsorbed Sc2CO2 monolayer and its application in gas sensors

Two-dimensional Sc2CO2 MXene materials have been considered highly potential for gas capture and gas sensor applications. In this study, the adsorption behaviors of small molecules such as NH3, SO3, O2, H2CO and C2H4 on Sc2CO2 monolayer were investigated using first-principles methods. Our results demonstrate the preferential adsorption of NH3 over other species with adsorption energies as high as -0.55 eV. And Sc2CO2 is transformed from an indirect bandgap semiconductor to a direct bandgap semiconductor after NH3 adsorption, and the appropriate band gap makes it potential for light absorption and photodetection. In addition, the carrier mobility of Sc2CO2 monolayer is significantly enhanced by adsorption, making it easy to detect changes in resistance. The roomtemperature electron mobilities of NH3-adsorbed Sc2CO2 along armchair and zigzag directions are predicted to be as high as 16.75 x 103 and 13.19 x 103 cm2V-1S-1, while the room-temperature hole mobilities along armchair and zigzag directions are determined to be 10.77 x 103 and 11.09 x 103 cm2V-1S-1, respectively. According to the present results, Sc2CO2 monolayer is expected to be promising for the design and application of efficient NH3 gas sensor devices with high selectivity, high sensitivity and low recovery time through analytical methods based on optical and/or electronic responses.
