Novel Computing Method for Short programming time and Low Energy Consumption in HfO₂ Based RRAM Arrays

This paper proposes a novel technique for reducing programming time and energy consumption in resistive random access memory (RRAM) arrays based on ramped voltage stress (RVS). RVS method is correlated to conventional constant voltage stress method (CVS) using an analytical model validating RVS as a reliable technique for switching time characterization in RRAM arrays. RVS method is optimized to reduce programming time and energy consumption providing a quantitative and qualitative link between programming method and tails improvement in memory arrays. Switching time distribution is much more controlled: half a decade using optimized RVS in comparison with similar to 3 decades distribution using conventional CVS method. Energy consumption is reduced by 4 orders of magnitude at +5 sigma quantiles using our proposed technique compared to CVS.

Design of small-area multi-bit antifuse-type 1 kbit OTP memory

A multi-bit antifuse-type one-time programmable （OTP） memory is designed, which has a smaller area and a shorter programming time compared with the conventional single-bit antifuse-type OTP memory. While the conventional antifuse-type OTP memory can store a bit per cell, a proposed OTP memory can store two consecutive bits per cell through a data compression technique. The 1 kbit OTP memory designed with Magnachip 0.18 μm CMOS （complementary metal-oxide semiconductor） process is 34% smaller than the conventional single-bit antifuse-type OTP memory since the sizes of cell array and row decoder are reduced. And the programming time of the proposed OTP memory is nearly 50% smaller than that of the conventional counterpart since two consecutive bytes can be compressed and programmed into eight OTP cells at once. The layout area is 214 μm× 327 μ,, and the read current is simulated to be 30.4 μA.

Direct tunneling memory (DTM) is a floating-gate (FG) memory with ultra thin tunnel oxide. Using technology computer aided design (TCAD) to optimize the device parameters, we tried to prolong the retention time of DTM without degrading the operation speed. It has become clear that FG depletion, high substrate concentration, and source/drain offset from FG are essential techniques of improving the retention time. As a consequence, there is the prospect 017 simultaneously achieving fast program/erase time of 30 ns and long retention time of 10 s with an operation voltage of 3.3V and tunnel oxide thickness of 1.2 nm.

The goal of the present study was to determine the combined effects of movement velocity and duration on motor programming. Subjects were submitted to a two-choice reaction time task that could be completed by aiming movements differing in the mean velocity at which they were to be produced as well as by their movement time. The results of the present study indicate that, in each pair of responses used, the responses having the higher mean velocity were initiated faster than those having the lower mean velocity. Contrary to Spijkers' (1989) study, the different movement time pairings did not modify the effect of movement velocity on response programming time. Moreover, the same pattern of results was observed whether or not the subjects were permitted to visually guide their ongoing movement. Thus, Spijkers' proposition, that the type of control one may use to guide an aiming movement needs to be determined before movement initiation can take place, was not confirmed.

Cinematographical analysis of movement pathway constraints in rapid target-striking tasks

Several features of the actual movement pathway in two rapid target-striking tasks were quantified by using high-speed cinematography, and whether the movement pathway is constrained as a function of the accuracy demands imposed by the size of the subtended angle was determined. Subjects (N = 16) first hit an 8-cm-diameter target located 10 cm to the left of a start position and then, depending on the condition, moved another 10 cm to hit either a 6-cm- or 1.5-cm-diameter target. Subtended angles were 17.1 and 4.3 degrees for the large and small second-target conditions, respectively. Fifty trials per condition were performed, the last 3 of which were filmed at 120 Hz. The vertical dimension of move ment (peak height along the z-axis) was captured directly from the camera view, whereas the horizontal (y-axis) dimension, that is, the dimension orthogonal to the principal direction of motion, was captured through a mirror positioned above the target board. Reaction times and movement times were significantly longer in the small second-target condition, thus replicating the well-known response complexity effect. Kinematic analyses revealed that when the subtended angle was smaller, there was significantly less horizontal pathway deviation as well as significantly higher peak vertical displacement in the movement. Therefore, the accuracy demands imposed by a smaller subtended angle do constrain the actual movement pathway.
