Electrical characteristics of leakage current paths in vertical-type n-GaN Schottky barrier diodes (SBDs) on free-standing GaN substrates are investigated by using photon emission microscopy (PEM). The PEM mapping shows that the initial failure of the SBD devices at low voltages is due to the leakage current paths from polygonal pits in the GaN epilayers. It is observed that these polygonal pits originate from carbon impurity accumulation to the dislocations with a screw-type component by microstructure analysis. For the SBD without polygonal pits, no initial failure is observed and the first leakage appeals at the edge of electrodes as a result of electric field concentration. The mechanism of leakage at pits is explained in terms of trap assisted tunneling through fitting current-voltage characteristics.

In this paper, we propose a method for detecting marks of lossy compression encoding, such as MP3 or AAC, from PCM audio. The method is based on a convolutional neural network (CNN) applied to audio spectrograms and trained with the output of various lossy audio codecs and bitrates. Our method shows good performances on a large database and robustness to codec type and resampling.

Spacecraft entering the Earth's atmosphere from space are enveloped by a plasma layer containing highly mobile electrons that cause attenuation of electromagnetic waves, often leading to a loss of command, communication and telemetry signals, which is commonly referred to as the "blackout period". The blackout period may last up to several minutes, and is a major contributor to the landing error ellipse. In the context of human spaceflight, this may also present a significant safety hazard. A new method called pulsed Electrostatic Manipulation (PEM) was recently proposed to circumvent the communications blackout by applying strong electronegative voltage pulses from electrodes placed on the reentering spacecraft. Through two dimensional Particle-In-Cell (PIC) simulations, a reduction in electron density of up to three orders of magnitude in the vicinity of the electrode was demonstrated. These simulations were performed on the electron time scale (~ nanoseconds), with emphasis on the interactions of the plasma with the insulation surrounding the electrode. In January 2016, a preliminary experimental campaign was conducted at the DLR L2K arc-heated facility in Cologne, Germany to verify the efficacy of PEM in reducing the electron density in a hypersonic plasma, in order to allow for the transmission of electromagnetic waves, thereby restoring communications during the blackout. We discuss the experimental setup for these tests - ranging from the design of the model, including the communication system, to the implementation of experimental protocols. Further, we share data for the attenuation caused by the presence of plasma between the receiving and transmitting antenna, and the effect of the applied high voltage pulses (up to 2.5 kV) over short periods of time (~ 10 microseconds) on the attenuation. This paper shall introduce the Taipei City Mass Rapid Transit underground section stations chiller Supervisory Control And Data Acquisition (SCADA) system and customized application software system development. Each station's existing chiller machine microprocessor Human Machine Interface (HMI) utilizes a standard communication protocol convertor and the environmental control system control room Open Protocol Master(OPM) communication equipment to pass the chiller machine operational data to the existing environmental control systems communication machine room pulse code modulation (PCM)/Synchronous Digital Hierarchy(SDH) equipment. From there the signals are passed to the Central Control Environmental Room(CCER) communication machine room PCM/SDH equipment, and finally sent to the CCER data acquisition server (DAS). The operational data and settings from the station chiller machines are sent to two computer mainframe databases for monitor, control, and storage. The main contribution of this piece is to provide the CCER personnel with real-time air handling chiller machine operation data improving the environment control system reliability based on actual case studies. The air handling units are operated more efficiently, saving air conditioning electricity costs and providing a more comfortable platform and lobby environment to passengers in the high volume line underground stations. Second, the chiller machine operation data is electronically transmitted, saving the manual labor of reading the chiller data, and provides repair personnel with trend operation data and analysis. This makes the anticipated maintenance of chiller equipment possible. Finally, standard open communications protocol equipment and software format is provided, for expansion of future underground section station chiller units communication.

Due to its high density and low standby power, phase change memory (PCM) has been considered to be a promising alternative of DRAM while DRAM faces its scaling limits and serious power consumption. However, PCM cells can only endurance a maximum of 10(7)-10(8) write operations, making a PCM based system have a lifetime of only hundreds of days on average, it is even worse for some memory intensive applications as their lifetime is only several days. Thus it is important to reduce write operations in order to extend the lifetime of PCM. In this paper, we propose a novel hybrid memory architecture combining DRAM with PCM. In the proposed architecture, DRAM acts as a write-only-cache (WoC) which only stores dirty data evicted from last level cache (LLC). Our simulation shows that compared to PCM-only based main memory, the proposed architecture increases the lifetime by 205%, the improvement is also up to 45.4% compared to the PCM based main memory with a DRAM as the off-chip cache. At the same time, the read latency reduces by 30.9%, at a cost of only 5.3% power consumption, compared to the typical DRAM cache hybrid architecture.
