Low test cost adaptive testing method for high yield IC products

The ever-increasing complexity of integrated circuits inevitably leads to high chip test cost. Machine learning techniques can predict chip quality with a small number of test items, but require a similar number of passed and failed chips in the training data. Training a model with high yield chip data results in a large number of test escapes. In order to reduce the test cost and maintain the recognition rate of failed chips, an adaptive testing method based on ensemble learning is proposed. The degree of imbalance in the test data is alleviated by undersampling, and then the test items are filtered based on the model classification effects. Finally, to prevent imbalanced data from disturbing the ensemble learning algorithm, boundary adjustment is used to reduce test escapes. Experimental results using fabricated chips test data show that the proposed method reduces more than 34 % of test items in the face of high yield chips, and the accuracy of the classification of failed chips reaches more than 99 %.

The growing complexity of integrated circuits (ICs) brings expensive manufacturing test cost. adaptive testing becomes an important way to save test cost by predicting die quality to reduce the actual test content. However, reducing test items often results in unacceptable levels of test quality degradation. An adaptive testing method is proposed in the paper to reduce test cost while guaranteeing test quality. Two quality predictors are trained with a subset of test items and spatial information for subsequent decisions. The dies are clustered according to the prediction results, and the clustering results are graded. The distribution of the different grade classes determines the die quality of each grade. Experimental results using fabricated wafers and the associated test data show that the proposed method reduces more than 42% of test items, and can achieve better test quality, reducing test escapes and yield losses by more than 90% in the Circuit Probing test (CP).

The field of education has undergone a significant revolution with the advent of intelligent systems and technology, which aim to personalize the learning experience, catering to the unique needs and abilities of individual learners. In this pursuit, a fundamental challenge is designing proper test for assessing the students' cognitive status on knowledge and skills accurately and efficiently. One promising approach, referred to as Computerized adaptive testing (CAT), is to administrate computer-automated tests that alternately select the next item for each examinee and estimate their cognitive states given their responses to the selected items. Nevertheless, existing CAT systems suffer from inflexibility in item selection and ineffectiveness in cognitive state estimation, respectively. In this article, we propose a Model-Agnostic adaptive testing framework via Meta-leaned Gradient Embeddings, MAMGE for short, improving both item selection and cognitive state estimation simultaneously. For item selection, we design a Gradient Embedding-based Item Selector (GEIS) which incorporates the concept of gradient embeddings to represent items and selects the best ones that are both informative and representative. For cognitive state estimation, we propose a Meta-learned Cognitive State Estimator (MCSE) to automatically control the estimation process by learning to learn a proper initialization and dynamically inferred updates. Both MCSE and GEIS are inherently model-agnostic, and the two modules have an ingenious connection via meta-learned gradient embeddings. Finally, extensive experiments evaluate the effectiveness and flexibility of MAMGE.

testing and evaluation is a critical step in the development and deployment of connected and automated vehicles (CAVs). Due to the black-box property and various types of CAVs, how to test and evaluate CAVs adaptively remains a major challenge. Many approaches have been proposed to adaptively generate testing scenarios during the testing process. However, most existing approaches cannot be applied to complex scenarios, where the variables needed to define such scenarios are high dimensional. Towards filling this gap, the adaptive testing with sparse control variates method is proposed in this paper. Instead of adaptively generating testing scenarios, our approach evaluates CAVs' performances by adaptively utilizing the testing results. Specifically, each testing result is adjusted using multiple linear regression techniques based on control variates. As the regression coefficients can be adaptively optimized for the CAV under test, using the adjusted results can reduce the estimation variance, compared with using the testing results directly. To overcome the high dimensionality challenge, sparse control variates are utilized only for the critical variables of testing scenarios. To validate the proposed method, the high-dimensional overtaking scenarios are investigated, and the results demonstrate that our approach can further accelerate the evaluation process by about 30 times.

RAT: Reinforcement-Learning-Driven and adaptive testing for Vulnerability Discovery in Web Application Firewalls

Due to the increasing sophistication of web attacks, Web Application Firewalls (WAFs) have to be tested and updated regularly to resist the relentless flow of web attacks. In practice, using a brute-force attack to discover vulnerabilities is infeasible due to the wide variety of attack patterns. Thus, various black-box testing techniques have been proposed in the literature. However, these techniques suffer from low efficiency. This article presents Reinforcement-Learning-Driven and adaptive testing (RAT), an automated black-box testing strategy to discover injection vulnerabilities in WAFs. In particular, we focus on SQL injection and Cross-site Scripting, which have been among the top ten vulnerabilities over the past decade. More specifically, RAT clusters similar attack samples together. It then utilizes a reinforcement learning technique combined with a novel adaptive search algorithm to discover almost all bypassing attack patterns efficiently. We compare RAT with three state-of-the-art me&thods considering their objectives. The experiments show that RAT performs 33.53 and 63.16 percent on average better than its counterparts in discovering the most possible bypassing payloads and reducing the number of attempts before finding the first bypassing payload when testing well-configured WAFs, respectively.

We consider the problem of selecting the smoothing parameter by a data-driven method in adaptive testing of a parametric model against a nonparametric alternative model. Simulations show that our proposed procedure works well and outperforms existing approaches. We discuss extensions of our method to more general model specification testing problems including testing a parametric quantile function and testing nonparametric significance. Computerized adaptive testing for testlet-based innovative items

Increasing use of innovative items in operational assessments has shedded new light on the polytomous testlet models. In this study, we examine performance of several scoring models when polytomous items exhibit random testlet effects. Four models are considered for investigation: the partial credit model (PCM), testlet-as-a-polytomous-item model (TPIM), random-effect testlet model (RTM), and fixed-effect testlet model (FTM). The performance of the models was evaluated in two adaptive testings where testlets have nonzero random effects. The outcomes of the study suggest that, despite the manifest random testlet effects, PCM, FTM, and RTM perform comparably in trait recovery and examinee classification. The overall accuracy of PCM and FTM in trait inference was comparable to that of RTM. TPIM consistently underestimated population variance and led to significant overestimation of measurement precision, showing limited utility for operational use. The results of the study provide practical implications for using the polytomous testlet scoring models.

Review of the shadow-test approach to adaptive testing

Constrained adaptive testing is reviewed as an instance of discrete maximization with the shadow-test approach delivering its solution. The approach may look counterintuitive in that it assumes sequential assembly of full test forms as its basic operation. But it always produces real-time solutions that are optimal and satisfy the set of specifications in effect for the test. Equally importantly, it can be used to run testing programs with different degrees of adaptation for the same set of specifications and/or as a tool to manage programs with simultaneous processes as adaptive item calibration, time management, and/or item-security monitoring. © 2021, The Author(s).

By the end of the 20th century, the most common and traditional paper and pencil tests (PBT) were faced with an increasing set of difficulties and drawbacks. Proceed and meet the measurement and evaluation needs of the 21st century;it is mandatory to have radical and qualitative changes. The accelerating pace of technological innovation in Education shows a clear path to computer-based testing, which offers a more engaging and innovative testing environment, as well as the ability to obtain instant results and feedback, the use of dynamic, multimedia learning objects (LO), and the implementation of adaptive, individualized assessment approaches. In this sense, this paper presents an adaptive formative assessment framework in which test adaptation is based on multiple criteria. The presented system bases its adaptation on the test takers' proficiency, schemata, desirable learning goal, cognitive level, and learning style. The main objective of this paper is to discuss the value of the adaptive testing system. Therefore, it presents the design and implementation of the system and the adaptive rules employed.
