A 670-GHz 4 x 2 oscillator-Radiator array Achieving 7.4-dBm EIRP in 40-nm CMOS

A 670-GHz terahertz source array is implemented in 40-nm bulk CMOS technology. To increase the frequency and power of the source, a compact and 1-D scalable oscillator-radiator topology that works on the third harmonic is proposed. In order to avoid the gate transistor node from loading the tank at the output frequency, a filtering feedback network is used to feed through the fundamental signal while filtering the third harmonic. The source consists of 4x2 oscillator cells with different common- and differential-mode coupling mechanisms that are built into the slotline resonant tanks. These slotlines build up an E-field pattern that radiates the signal to the far-field. The chip is assembled on a hyperhemispherical lens that suppresses substrate modes and further increases the directivity of the source. The full array and pads have a die size of 0.75x15 mm(2). The source can be tuned in the range of 660.8-676.6 GHz. It has a maximum measured EIRP of 7.4 dBm and -16.1 dBm radiated output power while consuming only 99.7 mW. The source also has a measured phase noise at 1- and 10-MHz offsets of -69 and -93 dBc/Hz, respectively.

A multi-port push-push oscillator using a slot ring resonator for oscillator array is proposed. In the oscillator array, the oscillators are mutually synchronized with adjacent oscillators via coupling circuits. Therefore, it is necessary that the oscillators have two ports for connecting the coupling circuits. The proposed oscillator has one port for the output signal that is the 2nd harmonic signal and two ports for the synchronization signals that are the fundamental signals. The output power of the 2nd harmonic signal is-9.95 dBm at 15.11 GHz and those of the fundamental signals for synchronization are -3.51 dBm and -5.16 dBm at 7.55 GHz.

The authors have reported an oscillator array using positive feedback type push-push oscillators. The performance of oscillator array is not enough about the stability against the tuning voltage for controlling the output phase difference. In this study, it is confirmed that the characteristics can be improved by injection locking technology. The technology is applied for a two-element oscillator array.

Brain-inspired arrays of parallel processing oscillators represent an intriguing alternative to traditional computational methods for data analysis and recognition. This alternative is now becoming more concrete thanks to the advent of emerging oscillators fabrication technologies providing high density packaging and low power consumption. One challenging issue related to oscillator arrays is the large number of system parameters and the lack of efficient computational techniques for array simulation and performance verification. This paper provides a realistic phase-domain modeling and simulation methodology of oscillator arrays which is able to account for the relevant device non-idealities. The model is employed to investigate the associative memory performance of arrays composed of resonant LC oscillators.

A novel Push-Push oscillator array with simple structure is proposed. The Push-Push oscillators are connected via a coupling circuit whose structure is very simple. The phase shift between the output signals of the oscillators is achieved by controlling the phase difference of the reflection coefficients of the coupling circuit. The phase difference is changed by the bias voltage of the HEMT used for the coupling circuit. The basic performance of the oscillator array using two Push-Push oscillators is investigated. The phase shift produced between the output signals of two oscillators is 114 degrees at 15.4 GHz.

In this paper, a novel Push-Push oscillator array integrating simple coupling circuits is proposed. The proposed push-push oscillator array is composed of push-push oscillators and simple coupling circuits using a HEMT. By using magnetic coupling, the ring resonator of the oscillator and the coupling circuit are connected. The output phase difference of the oscillators can be changed by controlling the phase difference between the input and output reflection coefficients of the coupling circuits. Two-element push-push oscillator array is designed in Ku band. The measured output phase shift between the oscillators is 86 degrees at 14.91 GM,.

An oscillator array using a positive feedback type Push-Push oscillator is presented. The coupling circuit used for the oscillator array is a directional phase shifter consists of a directional coupler and a reflection type phase shifter using a Ronde coupler. An oscillating signal in the feedback loop of Push-Push oscillator is injected into that of the adjacent oscillator via the coupling circuit. The Push-Push oscillators are synchronized and the phase difference between the output signals is controlled by the injection signal. Performance of two-element and three-element oscillator arrays are demonstrated and compared. In the three elements oscillator array, phase shift about 140 degrees is obtained between the output signals of adjacent oscillators in Ku band.

An RTD patch oscillator concept is presented based on electroplated patch antennas, supported by Benzocyclobuten as a dielectric. With the utilized double-barrier RTD layer stack, a single pixel output power of -8.7dBm and a DC-to-RF conversion efficiency of 3.5% are estimated. The design enables the use of mutual injection locking between adjacent oscillator pixels in an arrayed configuration. We investigate the mutual injection locking behaviour based on transient simulations, including 3D EM-simulated S-parameter blocks of the integrated patch antenna. A two- and four-element array is analyzed with respect to locking performance and phase relations. Far-field simulations of arrays with up to 1x4 elements were carried out utilizing superposition of fields. The presented design enables for spatial power combining of more than one RTD oscillator via synchronized pixels.

This paper shows how arrays of coupled resonant oscillators can provide wildly disordered phase responses corresponding to nonsynchronized regimes. The unpredictability of their time response makes oscillator arrays attractive randomness sources for cryptographic applications. We describe a possible implementation of a random number generator (RNG) combining the proposed randomness source with a few low cost elements needed for bit stream generation. Several bit stream sequences are simulated with a numerically efficient phase-domain model able to include oscillator phase noise and parameters variability. The randomness of the generated bit streams are checked with the tests provided by the National Institute of Standards and Technology. Our results show that the statistical properties of the proposed RNG are indeed resilient to temperature-induced thermal noise variations as well as to the statistical uncertainty of oscillating frequencies and coupling strengths.

Terahertz-frequency (TF) signals have many promising applications in applied physics and technology. However, to date, there are no rather large-power (> 100 mu W) compact and reliable sources of coherent TF radiation. One of the prospective approaches to develop such TF signal sources is based on the utilization of magnetic dynamics in the spin Hall oscillators (SHOs) based on antiferromagnets (AFMs). While a single antiferromagnetic SHO can typically emit output TF signal power similar to 10 mu W or less, this power can be substantially improved if an array of synchronized SHOs is used. In this paper, we evaluate the output power of a TF signal source based on an array of antiferromagnetic SHOs embedded in a high-Q dielectric resonator and consider two limiting cases: the case of independent SHOs and the case of ideal phase-locked SHOs. Our calculations show that even a small number (<= 10) of synchronized SHOs embedded in a high-Q dielectric resonator can provide output TF signal power of similar to 100-1000 mu W (depending on their operation frequency), which might be sufficient for the majority of practical applications.
