A comprehensive study of low-field phonon-limited mobility behavior with downscaling of silicon body thickness in ultrathin-body SOI MOSFETs and double-gate MOSFETs is presented. Phonon-limited mobility is obtained by self-consistent Schrödinger-Poisson simulations and momentum relaxation rate calculations. Single- and double-gate devices with (100), (110) and (111) active surfaces and body thickness down to 2 nm are investigated. Physical mechanisms which govern mobility behavior are studied by calculating form factors and ladder/subband occupancy.

The feasibility of an optofluidic 2 times 2 multimode interference (MMI) coupler based on a liquid-core antiresonant reflecting optical waveguide (ARROW) is proposed. The device exhibits interesting spectral properties related to the ARROW structure and the multimodal interference effects that can be easily tuned by simply changing the liquid core. The device has been fabricated using standard silicon technology. The experimental results are in good agreement with simulated ones, and confirm the possibility of realizing a reconfigurable MMI coupler.

An 8/spl times/8 pixel array has been designed and fabricated for broadband THz detection. Each pixel consists of a 500/spl times/500 /spl mu/m thin film absorber on a SiN membrane with thermopile temperature readout. In this paper we present a new scalable electrical lumped model for coplanar waveguide (CPW) transitions in flip-chip modules. The model is developed by a proper reduction of the well-known electrical model of two coupled coplanar waveguides. Electromagnetic simulations of the structure are used to extract model parameters for various bump configurations. Regression models are then used in order to scale the values of the lumped elements with physical dimensions of the system. The good agreement between fast circuit simulations and time-consuming finite element analysis, indicate that the model is well suited for modeling flip-chip CPW in the high-GHz range.

The principles for model order reduction of large linear problems in RF/microwave CAD applications are presented. An alternative practical approach for the creation of projection subspaces is proposed and compared to moment matching methods. Computational results show that for the same order of reduction the proposed approach accurately capture the solution behavior in a much wider frequency range then the standard moment matching Krylov subspace methods.
