The logic operating voltage is required to suppress for the battery-operated slow application, while the minimum operating voltage of SRAM increase due to the increase in the random threshold-voltage (Vt) fluctuation of the cell transistor (Tr) and the memory capacitance embedded in SoCs with scaling. To suppress the random Vt fluctuation and to guarantee the stable operation over the large memory capacitance at low voltage, a reduced-Vt (LVt) SRAM cell has been proposed. The random Vt fluctuation was suppressed by the proposed LVt cell (Vt=150mV) and increase the static noise margin (SNM) for the data-retention at low voltage compared with conventional higher Vt cell (Vt=300mV). Another unique disturb-free biasing scheme has also been proposed to cancel the substantial trade-off relationship between SNM and the write margin (WRTM) of SRAM cell. With a 45-nm CMOS technology, these proposed techniques improved the SNM over 6-σ random Vt fluctuation with the 0.5-V data-retention voltage and the 0.7-V logic bias voltage. Operating current was reduced by 31% at 32-Kbit SRAM module.

Severe plastic deformation (SPD) makes it possible to refine grain size in many metallic materials. Recently, we have developed a new SPD process designated the severe torsion straining process (STSP). This process requires no die but one side of a rod is rotated with respect to the other while producing a local heated zone in the rod and cooling both sides of the heated zone. Torsion strain is then introduced in the local heated zone. The STSP can be a continuous process because the rod is moved in the longitudinal direction while introducing torsion strain through the rotation. For grain refinement using the STSP, various factors may affect, which are the rotation speed, moving speed, straining temperature, cooling rate and diameter of the rod. In this study, the STSP is applied to grain refinement of an A5056 Al-Mg commercial alloy and the factors affecting the grain refinement are optimized. STSP was conducted at a temperature in the range from 573K to 723K. Microstracture was observed by optical microscopy, scanning electron microscopy with an orientation imaging system, and transmission electron microscopy. Microscopy observations revealed that the grain size was reduced to ∼0.9 um, when STSP was conducted at 573K with a rotation speed of 10 rpm and moving speed of 50 mm/min. There is a critical ratio of rotation speed to moving speed above which the rod breaks. The grain size tends to be finer as the straining temperature is lower, the cooling rate is faster and the ratio of rotation speed to moving speed is closer to the critical value.

Current semiconductor technologies have become susceptible to high-energy neutrons from space. Following the trends in smaller transistors, lower supply voltage, and higher clock frequency, current microprocessors are susceptible to soft errors, which constitute the vast majority of hardware failures. Based on these trends, it is expected that the quality with respect to reliability becomes important as well as performance for microprocessors. In light of this, a lot of fault-tolerance microarchitectures are recently proposed. These studies mainly focus on detecting transient faults, and hence almost every previous study evaluated processor performance in the absence of faults. This analysis only presents the performance impact of constraints introduced by fault detection mechanism. One of the reasons why this evaluation methodology is widely selected is that faults are expected to be rare enough that the overall performance is determined by fault-free behavior. Geometric hashing method is the efficient technique to realize the matching based on feature points. Since the performance of the method, however, depends on the accuracy of the detection of feature points, a method for detecting feature points of a 3D object is proposed in this paper. The feature points that are the local maxima of Gaussian curvatures can be obtained by using a multiresolution surface model that can reconstruct NURBS surface model at an arbitrary resolution level. The experiments indicate that the level of the surface model has to be determined appropriately to obtain the desirable number of feature points.
