The purpose of this letter is to study the design and explore vertically stacked complementary tunneling field-effect transistors (CTFETs) using CFET technology for emerging technology nodes. As a prior work, the CTFET’s device-level simulations are implemented and deliberated in strict compliance with the experimental settings. This work comprises the study of physical and DC analyses by scaling the p- to n-CTFET separation (D pn), being a significant factor in CFET/CTFET design for its process difficulty. By utilizing the 50% benefit in footprint, the work is further extended to CTFET static random access memory implementation and characterization with hold/read noise margin analysis. © 2023 The Author(s). Valley notch filter in a graphene strain superlattice: Green's function and machine learning approach

The valley transport properties of a superlattice of out-of-plane Gaussian deformations are calculated using a Green's function and a machine learning approach. Our results show that periodicity significantly improves the valley filter capabilities of a single Gaussian deformation; these manifest themselves in the conductance as a sequence by valley filter plateaus. We establish that the physical effect behind the observed valley notch filter is the coupling between counterpropagating transverse modes; the complex relationship between the design parameters of the superlattice and the valley filter effect make it difficult to estimate in advance the valley filter potentialities of a given superlattice. With this in mind, we show that a deep neural network can be trained to predict valley polarization with a precision similar to the Green's function but with much less computational effort.

In recent years, the GAA NS Si MOSFET has been explored as a leading technology. However, the intrinsic parameters of GAA NS Si MOSFETs are affected to varying degrees by various fluctuation sources, Statistically independent and identically distributed $(iid)$ assumptions on the aforementioned random variables overestimate the variability of high-frequency characteristics, compared with considering all fluctuation factors simultaneously. Notably, the random nanosized metal grains dominates the variations of voltage gain, cut-off frequency, and 3dB frequency because the random work functions strongly alter the channel surface potential.

The ability of robots to imitate human learning strategies-rapidly adapting to new tasks without large datasets-has garnered significant attention in meta-learning. Meta-reinforcement learning seeks to enhance robotic agent flexibility across diverse tasks and contexts, offering promise where single-task learning often fails. Despite advancements like multi-task diffusion models and task-weighted optimization mechanisms, effectively training tasks with varying complexities simultaneously remains a major challenge. This paper introduces a novel meta-reinforcement learning method that addresses this issue by clustering the training tasks of robotic arms based on semantic and trajectory similarities, while leveraging adaptive learning rates and task-specific weights proposed by the multitask optimization techniques. Our approach, TEAM, emphasizes performance-driven semantic clustering, optimizing based on robotic task similarity, complexity, and convergence objectives. We also integrate fast adaptive and multi-task optimization of the diffusion model to enhance computational efficiency and adaptability. More specifically, we introduce a cluster-specific optimization technique, using specialized parameters for each group to allow more refined task handling. The experimental validation demonstrates the effectiveness of this scalable method in improving performance, adaptability, and efficiency in real-world, heterogeneous robotic tasks, further advancing robotic computing in meta-reinforcement learning.

In the age of information explosion, efficiently categorizing the topic of a document can assist our organization and comprehension of the vast amount of text. In this paper, we propose a novel approach, named DKV, for document categorization using distributed real-valued vector representation of keywords learned from neural networks. Such a representation can project rich context information (or embedding) into the vector space, and subsequently be used to infer similarity measures among words, sentences, and even documents. Using a Chinese news corpus containing over 100,000 articles and five topics, we provide a comprehensive performance evaluation to demonstrate that by exploiting the keyword embeddings, DKV paired with support vector machines can effectively categorize a document into the predefined topics. Results demonstrate that our method can achieve the best performances compared to several other approaches.

Microsatellite instability (MSI) is a pivotal genetic marker influencing the efficacy of immunotherapy in colorectal cancer. Traditional MSI examination often requires additional genetic or immunohistochemical tests, whereas histology images, widely available in colorectal cancer diagnosis, offer a valuable alternative for MSI prediction. Although Transformer-based models have demonstrated promising outcomes in predicting MSI from histology images, they are hampered by traditional local attention mechanisms that struggle to capture long-range interdependencies and establish a comprehensive global receptive field. In this study, we introduce DiNAT-MSI, a novel framework for histology-based MSI prediction that incorporates the Dilated Neighborhood Attention Transformer (DiNAT). This model enhances global context recognition and substantially expands receptive fields, all without additional computational burden. Our results demonstrate that DiNAT-MSI achieves a superior patientwise AUROC compared to ResNet18 and Swin Transformer, along with commendable explainability. Our work not only illustrates a more accessible diagnostic tool for leveraging histological data but also underscores the potential of Transformerbased models with sophisticated attention designs in advancing precision medicine for colorectal cancer patients.

Multivariate time series (MTS) data, when sampled irregularly and asynchronously, often present extensive missing values. Conventional methodologies for MTS analysis tend to rely on temporal embeddings based on timestamps that necessitate subsequent imputations, yet these imputed values frequently deviate substantially from their actual counterparts, thereby compromising prediction accuracy. Furthermore, these methods typically fail to provide robust initial embeddings for values infrequently observed or even absent within the training set, posing significant challenges to model generalizability. In response to these challenges, we propose SCAlable Numerical Embedding (SCANE), a novel framework that treats each feature value as an independent token, effectively bypassing the need for imputation. SCANE regularizes the traits of distinct feature embeddings and enhances representational learning through a scalable embedding mechanism. Coupling SCANE with the Transformer Encoder architecture, we develop the Scalable nUMerical eMbeddIng Transformer (SUMMIT), which is engineered to deliver precise predictive outputs for MTS characterized by prevalent missing entries. Our experimental validation, conducted across three disparate electronic health record (EHR) datasets marked by elevated missing value frequencies, confirms the superior performance of SUMMIT over contemporary state-of-the-art approaches addressing similar challenges. These results substantiate the efficacy of SCANE and SUMMIT, underscoring their potential applicability across a broad spectrum of MTS data analytical tasks. Copyright © 2024, The Authors. We created an online development environment, specifically for educational robotics applications, in which it is possible to register programming languages associated with different robotic platforms, so that the user program a robot using the registered language or the language R-Educ, developed for teaching programming. To validate the platform, we conducted a series of tests divided into six steps to verify that the complete cycle was satisfied - registering a language, program in R-Educ, compile to the registered language, compile to machine code and send the code for the robot.

Improving the use of energy resources has been a great challenge in the last years. A new complex scenario involving a decentralized bidirectional communication between energy suppliers, distribution system and consumption is nowadays becoming reality. Sometimes cited as the largest and most complex machine ever built, Electric Grids (EG) are been transformed into Smart Grids (SG). Hence, the load forecasting problem has become more difficulty and more autonomous load predictors are needed in this new conjecture. In this paper a novel method, so-called MSES, bio-inspired by Evolution Strategies (ES) combined with Multi-Start (MS) procedure is described. This procedure is mainly based on a self-adaptive algorithm to calibrate the parameters of the fuzzy rules. MSES was implemented in C++ via OptFrame framework. Our main goal is to evaluate the performance of this algorithm in a grid environment. Real data from an electric utility have been used in order to test the proposed methodology. The obtained results are fully described and analyzed.

We study the variability of vertically stacked gate-all-around silicon nanosheet (GAA Si NS) complementary field-effect transistors (CFETs). The process variation effect (PVE), the work function fluctuation (WKF), and the random dopant fluctuation (RDF) of CFETs are statistically estimated using an experimentally validated device simulation technique. Among five factors of PVE, the channel thickness (T Nch /T Pch ), the channel width (W ch ), and the gate length (L G ) are significant. Owing to superior GAA channel control and increased effective gate area, both WKF and RDF are suppressed. Notably, the PVE on both N-/P-FETs of GAA Si CFET induce the largest off-state current fluctuations of 80% and 278%, respectively, because the device characteristic is very sensitive to the layer thickness and width of channel.
