The purpose of this work was to comparatively analyze the structural, optical and electrical properties of calcium silicides (CaSi, and CaSi2) on silicon in the form of epitaxial and nanocrystalline films grown on Si(001) and Si(111) substrates and to determine the field of use. An analysis of the structure of the grown films showed the presence of contributions from amorphous, nanocrystalline and crystalline phases (Ca2Si, CaSi and CaSi2) with an increase of the Si substrate temperature from 190 C to 500 C. It has been established that transparency in the photon energy range 0.2-1.3 eV in CaSi2 films is associated with a low density of states at the Fermi level, and high conductivity is determined by the concentration of free carriers up to 1021 cm-3 at T = 7-300 K. The latter provide high electrical conductivity up to 1200 (Ω cm)-1, low sheet resistance (26-40 Ω/square) and high reflection (80%-90%) at photon energies below 0.4 eV. The unique properties of CaSi2 films are promising for the creation of transparent conductive pads for silicon-based solar cells and the development of infrared photodiodes with a Schottky barrier on p-type silicon. © 2020 The Japan Society of Applied Physics.

The paper considers a new approach to the joint control of two mobile robots. Both are equipped with vision systems, and one of them also with a multi-link manipulator. The created control system provides automatic execution of manipulation operations with various objects when the work object is out of the visibility zone of the mobile robot with manipulator. In this case the position of this object is determined by the vision system of the auxiliary robot.

One-dimensional rashba states in Pb atomic chains on a semiconductor surface

We investigate the electronic and spin structure of Pb atomic chains on a Si(100)−2×1 surface using first-principles calculations. We revealed that the electronic spectra of linear dimerized Pb chains with orientations perpendicular and parallel to the Si dimers are characterized by one-dimensional large rashba spin splitting providing exclusive spin polarization of the carriers that makes these systems suitable for studying the spin-transport phenomena and realizing a tunable spin current. A buckled dimerized Pb chain with a parallel orientation was predicted to be an insulating rashba system with a vortical spin texture and asymmetric charge distribution. In this paper we trace the origin of rashba band anisotropy and its interplay with chain geometry. The rashba parameters of the considered chains are compared with other well-known systems.

The characteristics of partial discharges (PD) which make possible to draw conclusions about the technical condition of high-voltage equipment are considered. (HVE). The efficiency and feasibility of applying existing methods for assessing the technical condition of HVE based on the characteristics of the apparent charge are analyzed. Existing uncertainties in the theory of PD are examined, in particular, the question of the real number of PD sources (potential defects) present in the insulation of HVE and creating a complex integrated picture of PD pulses. A new approach to the analysis of PD based on the transition process model is proposed. With this approach, the PD process is characterized by the initial conditions, the free component, which depends on the properties of inclusion, insulation and parameters of the electric circuit, as well as the forced component, which depends on the external influence of the electric field. Diagnostic capabilities that can be obtained by applying the described approach to the analysis of PD processes to solve the problem of the real number of defects in the isolation of HVE are analyzed.

The paper considers the problem of adjusting the value of a predetermined velocity required for horizontal motion of autonomous underwater vehicles (AUVs) in an environment containing obstacles, when trajectories change in order to avoid obstacles. Therewith, the velocity estimation generated during the re-planning of the AUVs motion trajectories is the maximum possible and is carried out on the basis of the AUVs dynamics model, considering their dynamic limitations and changes in the parameters of the motion trajectories. The topicality of the task is determined by the need to improve the efficiency of underwater missions in various areas of human activity (environmental monitoring, laying and maintenance of underwater communications, etc.). It depends on the mode of the AUVs motion: their velocity and parameters of the trajectories. The simulation results confirm the efficiency of the proposed method for estimating the maximum possible velocity of the AUVs motion.

On modeling axisymmetric gas flows under heterogeneous combustion in porous media

In this work, the problem of axisymmetric gas flows through porous object with heterogeneous combustion sources under natural convection is considered. Heterogeneous combustion is a combustion which occurs when fuel and oxidizer are in different phases. The numerical approach based on combination of explicit and implicit finite-difference schemes is suggested for investigating these processes. It is shown that the location of ignition zone effects on process of propagating the combustion waves. For the axisymmetric case, as well as for the plane case, under natural convection vortex gas flows are observed near the combustion zone. This vortex flows effect on flow of oxidizer into the reaction zone. As in the plane case, the solid combustible component burns out completely, but the direction of the combustion wave propagation in the axisymmetric case can differ from the plane case.

Photoresistors based on amorphous Si-Sn thin films (270-285 nm) with different concentration of tin were studied by spectral measurements of photoconductivity at room temperature and by low-temperature measurements of the Hall effect. Electrical contacts to the SiSn film was formed by aluminum layer deposition. When the Al contact is illuminated, the spectral sensitivity of the photoresistor with Sn consentration of 19% extends to 2060 nm due to Schottky barrier influence. It was proved that the Si-Sn alloy film provides photoresponse with cut-off energy of 0.98 eV that is close to the indirect band gap in the Si-Sn film. Three deep acceptor levels with activation energies of 90, 114, and 173 meV were found in the Si-Sn thin film (20% Sn) in the temperature range of 50 - 300 K. Sequential activation of the deep levels and their competition leads to a nonmonotonic change of the Si-Sn film conductivity (0.025 - 5.0 (Ω×cm)-1) and mobility of holes (100 - 500 cm2/(V·s)). The transition to the intrinsic conductivity region of the amorphous Si-Sn film was not observed up to room temperature. © 2018 Trans Tech Publications, Switzerland

The paper is devoted to preservation of dynamic control accuracy of working tools of multilink manipulators when they move along arbitrary spatial trajectories, taking into account the design limits in all degrees of freedom and special cases of position of their links. Preservation of control accuracy is proposed to be ensured by eliminating reach of all degrees of freedom of the manipulators to the limits and to indicated special positions, characterized by ambiguity in solving the inverse kinematic problems of the manipulators, as well as excluding the reach of their working tools to boundaries of working area due to use of a redundant degree of freedom when approaching indicated undesirable positions. The performed simulation has confirmed efficiency of the proposed method.

Ultrashort laser pulses allows to deliver electromagnetic energy to matter causing its localized heating that can be used for both material removal via ablation/evaporation and drive interface chemical reactions. Here, we showed that both mentioned processes can be simultaneously combined within straightforward laser nanotexturing of Si wafer in functionalizing solution to produce a practically relevant metal-semiconductor surface nano-morphology. Such unique hybrid morphology represent deep-subwavelength Si LIPSSs with a extremely short period down to 70 nm with their high-aspect-ratio nanotrenches loaded with controllable amount of plasmonic nanoparticles formed via laser-induced decomposition of the precursor noble-metal salts. Moreover, heat localization driving reduction process was utilized to produce surface morphology locally decorated with dissimilar plasmon-active nanoparticles. Light-absorbing deep-subwavelength Si LIPSSs loaded with controllable amount of noble-metal nanoparticles represent an attractive architecture for plasmon-related applications such as optical nanosensing where efficient coupling of the propagating optical waves to highly localized electromagnetic "hot spots"is a mandatory requirement. To support this statement we demonstrated applicability of such hybrid morphology for fluorescence-based detection of nanomolar concentrations of mercury cations in solution. The crystal structure, optical and electrical properties of Ca silicide films grown by MBE and RDE processes on Si(1 0 0) and Si(1 1 1) substrates have been compared. Optical spectroscopy studies, including Raman spectroscopy, have shown two silicide phases: CaSi2 and CaSi. The RDE-grown film on Si(1 1 1) substrate with the CaSi2 phase is characterized by higher transparency than MBE-grown films. Therefore, the CaSi2 RDE-grown phase is found to be predominant and has a lower absorption in the IR region of the spectrum. After 1.5-year storage of Ca silicide film oxidation, partial destruction of the CaSi2 phase and conservation of the CaSi layer were revealed by TEM and HRTEM analyses. The complex behavior of magnetoresistance versus magnetic induction, including positive and negative curves, has been found for the MBE-grown films in the temperature range of 1.3-300K. The RDE-grown CaSi2 film has displayed a semiconducting type of the magnetoresistance. © 2019 World Scientific Publishing Company.
