Stress-induced indirect to direct band gap transition in β-FeSi2 nanocrystals embedded in Si

Embedded in silicon β-FeSi2 nanocrystals (NCs) were grown on Si(111) by solid phase epitaxy of a thin iron film followed by Si molecular beam epitaxy. After solid phase epitaxy, a mixture of β-FeSi2 and ε-FeSi nanocrystals is formed on the surface, sometimes β and ε phases coexist inside one nanocrystal. During initial stage of Si molecular beam epitaxy all ε-FeSi transforms into β-FeSi2. β-FeSi2 nanocrystals tend to move following Si growth front. By adjusting growth condition, we manage to prevent the nanocrystals from moving and to fabricate 7-layer n-Si(111)/β-FeSi2_NCs/p+-Si silicon heterostructure with embedded β-FeSi2 NCs. An epitaxial relationship and a stress induced in the nanocrystals by silicon matrix were found to be suitable for indirect to direct band gap transition in β-FeSi2. Of the heterostructure, a n-i-p avalanche photodetector and a light-emitting diode were formed. They have shown relatively good performance: ultrabroadband photoresponse from the visible (400 nm) to short-wavelength infrared (1800 nm) ranges owing to quantum-confined Stark effect in the nanocrystals and optical emission power of up to 25 µW at 9 A/cm2 with an external quantum efficiency of 0.009% at room temperature owing to a direct fundamental transition in stressed β-FeSi2 nanocrystals.

The theory of excitonic quasimolecules (biexcitons) formed of spatially separated electrons and holes in a nanosystem that consists of ZnSe quantum dots synthesized in a borosilicate glass matrix is developed within the context of the modified effective mass approximation. It is shown that biexciton formation that meets threshold characteristics is possible in a nanosystem in which the spacing between the quantum dots' surfaces is larger than a certain critical spacing.

In this work the synthesis method of combined closed-loop automatic system of underwater vehicle position and orientation stabilization in hang mode (station keeping regime) is described. Underwater vehicle invariance to external influences created by working underwater manipulator is provided by thrusts of vehicle screws. These thrusts are proportional to said external influences calculated in real time scale. For precise calculation of these influences the recursive algorithm for solving of inverse problem of underwater manipulator dynamic was developed. Presented algorithm allows to take into account all features of viscous environment influences on manipulator links committing random movements at high speed. To increase accuracy of underwater vehicle stabilization additional automatic closed-loop systems for all linear and angular movement of this vehicle was synthesized. Said systems can use data obtained from high-precision navigation onboard sensors and devices.

We demonstrate a new tunable MEMS-based WDM&OAM Fabry-Perot filter for simultaneous wavelength (WDM) and Orbital Angular Momentum (OAM) (de)multiplexing. The WDM&OAM filter is suitable for dense on-chip integration and dedicated for the next generation of optical interconnects utilizing all three degrees of freedom of the electromagnetic waves: wavelength, polarization, and OAM. The WDM&OAM filter consists of two Distributed Bragg Reflectors (DBRs), (see Fig. 1a,b): a bottom one fixed to the substrate and a movable top MEMS DBR. An applied tuning current, changing the resonator length, extends the top DBR and hence selects the central filter wavelength. A spiral phase mask on the top switches the OAM order by ±1, ±2, etc. For a detailed description of the structure and fabrication of the device, please refer to [1,2]. The MEMS filter shows a full-width at half-maximum (FWHM) bandwidth of about 0.2 nm and a free spectral range (FSR) of about 126 nm. The phase mask provides sufficient OAM state purity in a 35 nm window around 1550 nm, covering well the whole C-band.

The paper provides an introduction into the area of inductive formation of knowledge bases. It presents traditional definitions of main problems in this area and highlights the current topical questions including the interpretability of the results. For solving of current problems in defined area the method of inductive formation of easily interpretable medical diagnostic knowledge bases is suggested. It includes the new definitions of classification and clustering problems for dependence models with parameters and the learning algorithm (solving mentioned problems in their new definitions) developed for the practically useful and easily interpretable mathematical dependence model with parameters which is a near real-life ontology of medical diagnostics (defined by a system of logical relationships with parameters). Also it includes the software package InForMedKB (INductive FORmation of MEDical Knowledge Bases) which implements above mentioned learning algorithm. InForMedKB allows to create training sets (consisting of clinical histories from various therapeutic areas) and to use them for inductive formation of medical diagnostic knowledge bases. These knowledge bases are presented in form accepted in the medical literature and contain descriptions of diseases (from specified therapeutic areas) as well as an explanation of these knowledge bases based on descriptions of clinical histories from used training sets. The formal representation of medical knowledge bases enables their usage for intelligent systems for medical diagnostics.

A Laser adaptive microweighting system for measurement of molecules mass based on the principles of adaptive holog aphic interferometry is proposed and experimentally tested in task of gas concentration measurement. A sensitive element of the system is a microcantilever coated by a layer of chitosan, which can adsorb different molecules. Changes in gas concentration re ult in change in mass of molecules adsorbed in chitosan, and, as sequence, result in change in natural frequency of cantilever oscillations, which are measured by an adaptive holographic interferometer. The operation of the system has been experimentally demonstrated in measurement of water vapor concentration. The detected change in concentration of H2O molecules amounted to 125 ppm.

Vortex beam carrying multiple orbital angular momentum provides a new degree of freedom to manipulate light leading to the various exciting applications as trapping, quantum optics, information multiplexing, etc. Helical wavefront can be generated either via the geometric or the dynamic phase arising from a space-variant birefringence (q-plate) or from phase accumulation through propagation (spiral-phase-plate), respectively. Using fast direct laser writing technique we fabricate and characterize novel hybrid q-plate generating vortex beam simultaneously carrying two different high-order topological charges, which arise from the spin-orbital conversion and the azimuthal height variation of the recorded structures. We approve the versatile concept to generate multiple-OAM vortex beams combining the spin-orbital interaction and the phase accumulation in a single micro-scale device, a hybrid dielectric phase plate.

The investigation of dynamics behavior of population number and genetic structure has been conducted for a homogeneous limited population influenced by density-dependent selection in single di-allelic genetic locus. The detailed investigation of the mechanisms of the loss of stability in the considered model is carried out. It is shown that coexistence of several different asymptotic dynamic regimes (with own attraction basins) is possible in numerous enough parametric regions which are meaningful biologically.
