A novel dual-directional silicon controlled rectifier(DDSCR) device with embedded PNP structure(DDSCR-PNP) is proposed for electrostatic discharge(ESD) protection, which has greatly reduced latch-up risk owing to the improved holding voltage(V_h/. Firstly, the working mechanism of the DDSCR-PNP is analyzed. The theoretical analysis indicates that the proposed device possesses good voltage clamp ability due to the embedded PNP(PNP_2). Then, experimental devices are fabricated in a 0.35 m bipolar-CMOS-DMOS process and measured with a Barth 4002 transmission line pulse testing system. The results show that the V_h of DDSCR-PNP is much higher than that of the conventional DDSCR, and can be further increased by adjusting the P well ***, the reduced leakage current(I_L/ of the DDSCR-PNP shows obvious fluctuations when the P well width is increased to more than 12 m. Finally, the factors influencing V_h and I_L are investigated by Sentaurus simulations. The results verify that the lateral PNP_2 helps to increase V_h and decrease I_L. When the P well width is further increased, the effect of the lateral PNP_2 is weakened, causing an increased I_L. The proposed DDSCR-PNP provides an effective and attractive ESD protection solution for high-voltage integrated circuits.

The tetrapod ZnO nanostructures are synthesized on the Si (100) substrates using the chemical va- por deposition (CVD) method at 1000 ℃. Each nanostructure has four arms which are about 3-10 μm in length and 0.2-1.5 μm in diameter. Further analyses on structure demonstrate that the tetrapod ZnO nanostructures have single crystalline wurtzite hexagonal structure preferentially oriented in c-axis. The photoluminescence (PL) mea- surements of the tetrapod ZnO nanostructures revealed a UV peak at 382 nm corresponding to the free exciton emission, and a green peak at 523 nm arising from deep level emission. For comparative analysis, cathodolumines- cence (CL) spectra obtained from different regions of an individual tetrapod are investigated. Moreover, a possible growth mechanism of the tetrapod ZnO nanostructures is also discussed based on the experimental results.

Inspired by the fact that in most existing swarm models of multi-agent systems the velocity of an agent can be infinite, which is not in accordance with the real applications, we propose a novel swarm model of multi-agent systems where the velocity of an agent is finite. The Lyapunov function method and LaSalle's invariance principle are employed to show that by using the proposed model all of the agents eventually enter into a bounded region around the swarm center and finally tend to a stationary state. Numerical simulations are provided to demonstrate the effectiveness of the theoretical results.

This paper investigates the problem of H∞ filter design for a class of nonlinear networked system based on T-S fuzzy model. Multiple stochastic time-varying delays and some incomplete information are considered simultaneously. Incomplete information includes randomly occurring sensor saturation and packet dropouts. Stochastic time-varying delays are depicted as a sequence of stochastic and independent variables, which take values on 0 and 1. Two sets of Bernoulli distributed white noises are introduced to describe randomly occurring sensor saturation and packet dropouts. System conservatism is reduced due to introduce an approach of piecewise quadratic Lyapunov function. By solving a set of linear matrix inequalities(LMIs), the filter parameters are obtained. Finally, a simulation example is provided to illustrate the effectiveness of the proposed filter design approach.
