Compared to the traditional HEMTs, better gate control ability especially smaller subthreshold swing, can be achieved with a fin-gate structure, which can be widely used in power, RF circuits. However, there has been few works related to subthreshold swing reported previously. In this study, a Fin- HEMT device is investigated by TCAD simulation, and a subthreshold swing model was constructed. The simulation results verify the performance of the model. According to the simulation results, with an error of less than 6%, this work provide design guidlines for the research of Fin-HEMT devices.

Herein,a metal-organic framework(MOF)was modified using polydopamine(PDA)to develop the MOFPDA as a photoresponsive bacteria-killing agent under 660 nm light *** modification using PDA led to the production of not only more heat,but also much more~1O_(2).This is because the PDA could interact with the porphyrin ring of the MOF throughπ-πinteraction and the charge transfer between PDA and the MOFs decreases the ene rgy of the band of hybrid *** addition,greater levels of hyperthermia induced by PDA modification accelerated the charge trans fe r,which significantly strengthened the photocatalytic perfo rmance of MO ***,after modification,the light abso rbance and water dispersibility of nanoparticles were both enhanced;both are important for the improvement of photocatalytic and photothermal ***,MOF-PDA exhibited the highly effective antibacterial efficacy of 99.62%and 99.97%against Staphylococcus aureus and Escherichia coli,respectively,under 20 min 660 nm light irradiation.

Organic conjugated polymers have been widely used in the field of X-ray detectors because of their simple processing, mechanical flexibility and low cost. In this paper, we report a vertical structure X-ray detector using PDMS material which is fabricated by simple process steps. The response of pure PDMS material to X-ray is verified, and the effects of different process conditions on the device performance were tested. The detector with film forming speed 2000 rpm and curing temperature 60°C still has high sensitivity $\left (434.5 \mu \mathrm{CGy}_{\text {air }}^{-1} \mathrm{~cm}^{-2}\right)$ to low dose rate $\left(23.9 \mu \mathrm{Gy}_{\text {air }}\text{S}^{-1}\right)$ when the applied bias voltage is 150 V. Finally, the device provides an idea for the development of low cost and high performance flexible direct X-ray detectors.

Controlling the corrosion rate is critical for practical applications of Mg-based alloys. In this work, we constructed a protective coating of hybrid polycaprolactone(H-PCL)/indocyanine green(ICG) on AZ31 Mg alloy,whose degradation rate was controlled by 808-nm nearinfrared(NIR) light irradiation. The corrosion behaviors of H-PCL/ICG coated Mg alloys were systematically investigated by potentiodynamic polarization tests, electrochemical impedance spectroscopy(EIS) and hydrogen evolution experiments. The results disclosed that the H-PCL/ICG composite coating could effectively protect Mg alloy from corroding without NIR light irradiation. In contrast, under 808-nm NIR light irradiation, the corrosion resistance of this composite coating was decreased significantly, i.e., the corrosion current density(i_(corr))increasedfrom(8.81 ± 1.068) 9 10^(-8) to(1.22 ± 0.545) 9 10^(-6) A·cm^(-2). This is because the component of ICG in the coating was excited to produce heat locally, which triggered the glass transition temperature(T_(g)) of H-PCL in the coating, resulting in the motion of the molecular chain segment. Consequently, the electrolytes penetrated the coating and corroded the Mg substrate. In vitro biological experiment indicated that the synthesized coating exhibited good ***, these findings will provide a new strategy for designing novel photoresponsive coatings to remotely adjust the degradation rate of biodegradable metals for biomedical applications.

The rapid development of Unmanned Aerial Vehicle (UAV) technology has facilitated the widespread use of UAVs in daily life, this advancement brings huge regulatory demand for UAVs. Automatic identification of UAVs using radio frequency (RF) signals can effectively reduce regulatory costs. Previous studies first extracts spectrogram features from raw RF signals using short-time Fourier transform, and then use neural networks to classify the spectrograms. These studies are mainly based on local convolution, ignoring the long-range dependence of the spectrograms, and thus are limited in terms of UAV classification accuracy. In addition, these works also focus only on classifying UAV types without identifying flight states (e.g., hovering, flying, and switch on). To this end, we propose MambaRF, which employs a bi-directional selective scanning mechanism to capture long-range information of spectrograms from two different directions. MambaRF also jointly classifies UAV types and flight states by using two decoupled classification heads, which has not been addressed in previous studies. Experiments on two publicly available datasets show that our proposed MambaRF outperforms VMamba and other previous studies in both type classification and flight state classification.
