To meet the expectation set by Moore’s law on transistors,the search for thickness-scalable high dielectric constant(k)gate layers has become an emergent research *** investigations have failed to solve the“polarizability–scalability–insulation robustness”*** this work,we show that this trilemma can be solved by using a gate layer of a high k ferroelectric oxide in its superparaelectric(SPE)*** the SPE,its polar order becomes local and is dispersed in an amorphous matrix with a crystalline size down to a few nanometers,leading to an excellent dimensional scalability and a good field-stability of the k *** an example,a stable high k value(37±3)is shown in ultrathin SPE films of(Ba_(0.95),Sr_(0.05))(Zr_(0.2),Ti_(0.8))O_(3)deposited on LaNiO_(3)-buffered Pt/Ti/SiO_(2)/(100)Si down to a 4 nm thickness,leading to a small equivalent oxide thickness of~0.46 *** aforementioned characteristic microstructure endows the SPE film a high breakdown strength(~10.5 MV·cm^(−1)for the 4 nm film),and hence ensures a low leakage current for the operation of the complementary metal oxide semiconductor(CMOS)***,a high electrical fatigue resistance is displayed by the SPE *** results reveal a great potential of superparaelectric materials as gate dielectrics in the next-generation microelectronics.

Mid-wavelength InAs/GaSb type-Ⅱ superlattice barrier detector with nBn design and M barrier

This study reports the performance of an InAs/GaSb type-Ⅱ superlattices(T2SLs) detector with nBn structure for mid-wavelength infrared(MWIR) detection. An electronic band structure of M barrier is calculated using 8-band k·p method, and the nBn structure is designed with the M barrier. The detector is prepared by wet etching, which is simple in manufacturing process. X-ray diffraction(XRD) and atomic force microscope(AFM) characteristics indicate that the detector material has good crystal quality and surface morphology. The saturation bias of the spectral response measurements at 77 K is 300 m V, and the device is promising to work at a temperature of 140 K. Energy gap of T2SLs versus temperature is fitted by the Varshni curve, and zero temperature bandgap Eg(0), empirical coefficients α and β are extracted. A dark current density of 3.2×10-5A/cm2and differential resistance area(RA) product of 1.0×104Ω·cm2are measured at 77 K. The dominant mechanism of dark current at different temperature ranges is analyzed. The device with a 50% cutoff wavelength of 4.68 μm exhibits a responsivity of 0.6 A/W, a topside illuminated quantum efficiency of 20% without antireflection coating(ARC), and a detectivity of 9.17×1011cm·Hz1/2/W at 77 K and 0.3 V.

Efficient identity-based ring identification scheme and identity-based ring signature scheme on lattices

Identity-based cryptography (IBC) can be applied to scenarios that involve a large number of public keys in each execution. In this paper, we propose an efficient identity-based ring signature scheme on lattices with signature size logarithmic to the cardinality of the ring. To this end, we first construct an efficient identity-based ring identification scheme by combining preimage sampling algorithms and a zero-knowledge proof system for a tree-based accumulator. Then we apply the Fiat-Shamir transformation and obtain a secure identity-based ring signature scheme. We prove its security in the random oracle model under the small integer solution assumption. © 2023 Inderscience Enterprises Ltd.. All rights reserved.

Thermodynamic driving mechanisms for the formation of global precipitation extremes and ecohydrological effects

Global warming has altered the thermodynamic and dynamic environments of climate systems,affecting the biogeochemical processes between the geosphere and atmosphere,which has significant impacts on precipitation extremes and the terrestrial carbon budget of *** studies have reported a hook structure for precipitation extreme-temperature relationships but have rarely examined the underlying physical *** studies have also failed to quantify the impact of precipitation on ecosystem productivity,hindering the assessment of future extreme climatic hazards and potential ecosystem *** reveal the thermodynamic driving mechanisms for the formation of global precipitation extremes and ecohydrological effects,this study utilizes over ten multisource datasets(i.e.,satellite,reanalysis,climate model,land surface model,machine learning reconstruction,and flux tower measurements).We first assess the response of water-heat-carbon flux to precipitation extremes and explain the underlying physical mechanisms behind the hook structures in terms of atmospheric thermodynamics and *** on outputs from five global climate models(GCMs)under ISIMIP3b,we project future changes in the hook structures as well as their impacts on precipitation ***,we discuss the impact of precipitation on the terrestrial carbon budget by using outputs from the CLM4.5 *** results show that precipitation extremes are usually accompanied by strong exchanges of water and heat and demonstrate a nonlinear relationship between precipitation and ecosystem *** intensity(duration)of extreme precipitation is intensifying(decreasing)over most areas of the globe,whereas three-dimensional precipitation events are becoming more *** dynamics play a key role in shaping the hook *** structure is not stable;it shifts under climate change and is projected to result in a 10–40%intensification in precipitation by the end of

Data clustering is an essential technique for analyzing complex datasets and continues to be a central research topic in data *** clustering algorithms,such as K-means,are widely used due to their simplicity and *** paper proposes a novel Spiral Mechanism-Optimized Phasmatodea Population Evolution Algorithm(SPPE)to improve clustering *** SPPE algorithm introduces several enhancements to the standard Phasmatodea Population Evolution(PPE)***,a Variable Neighborhood Search(VNS)factor is incorporated to strengthen the local search capability and foster population ***,a position update model,incorporating a spiral mechanism,is designed to improve the algorithm’s global exploration and convergence ***,a dynamic balancing factor,guided by fitness values,adjusts the search process to balance exploration and exploitation *** performance of SPPE is first validated on CEC2013 benchmark functions,where it demonstrates excellent convergence speed and superior optimization results compared to several state-of-the-art metaheuristic *** further verify its practical applicability,SPPE is combined with the K-means algorithm for data clustering and tested on seven *** results show that SPPE-K-means improves clustering accuracy,reduces dependency on initialization,and outperforms other clustering *** study highlights SPPE’s robustness and efficiency in solving both optimization and clustering challenges,making it a promising tool for complex data analysis tasks.

The job shop scheduling problem is a classical combinatorial optimization challenge frequently encountered in manufacturing *** involves determining the optimal execution sequences for a set of jobs on various machines to maximize production efficiency and meet multiple *** Non-dominated Sorting Genetic Algorithm Ⅲ(NSGA-Ⅲ)is an effective approach for solving the multi-objective job shop scheduling ***,it has some limitations in solving scheduling problems,including inadequate global search capability,susceptibility to premature convergence,and challenges in balancing convergence and *** enhance its performance,this paper introduces a strengthened dominance relation NSGA-Ⅲ algorithm based on differential evolution(NSGA-Ⅲ-SD).By incorporating constrained differential evolution and simulated binary crossover genetic operators,this algorithm effectively improves NSGA-Ⅲ’s global search capability while mitigating pre-mature convergence ***,it introduces a reinforced dominance relation to address the trade-off between convergence and diversity in NSGA-Ⅲ.Additionally,effective encoding and decoding methods for discrete job shop scheduling are proposed,which can improve the overall performance of the algorithm without complex *** validate the algorithm’s effectiveness,NSGA-Ⅲ-SD is extensively compared with other advanced multi-objective optimization algorithms using 20 job shop scheduling test *** experimental results demonstrate that NSGA-Ⅲ-SD achieves better solution quality and diversity,proving its effectiveness in solving the multi-objective job shop scheduling problem.
