First Demonstration of HZO/β-Ga2O3 Ferroelectric FinFET with Improved Memory Window

We have experimentally demonstrated the effectiveness of beta-gallium oxide (β-Ga2O3) ferroelectric fin field-effect transistors (Fe-FinFETs) for the first time. Atomic layer deposited (ALD) hafnium zirconium oxide (HZO) is used as the ferroelectric layer. The HZO/β-Ga2O3 Fe-FinFETs have wider counterclockwise hysteresis loops in the transfer characteristics than that of conventional planar FET, achieving record-high memory window (MW) of 13.9 V in a single HZO layer. When normalized to the actual channel width, FinFETs show an improved ION/IOFF ratio of 2.3×107 and a subthreshold swing value of 110 mV/dec. The enhanced characteristics are attributed to the low-interface state density (Dit), showing good interface properties between the β-Ga2O3 and HZO layer. The enhanced polarization due to larger electric fields across the entire ferroelectric layer in FinFETs is validated using Sentaurus TCAD. After 5×106 program/erase (PGM/ERS) cycles, the MW was maintained at 9.2 V, and the retention time was measured up to 3×104 s with low degradation. Therefore, the ultrawide bandgap (UWBG) Fe-FinFET was shown to be one of the promising candidates for high-density non-volatile memory devices. © 2024, CC BY.

The quality evaluation of processed rice grains is an important factor in determining market acceptance, pricing, storage stability, processing quality, and overall consumer approval. In the literature, the machine vision methods are predominantly based on supervised machine learning which rely on manual labelling, and therefore, face issues such as time intensiveness, subjectiveness and overlapping classes. Therefore, in this study, a deep unsupervised method Contrastive-RC is developed that leverages contrastive self-supervised learning technique for fine-grained damage classification of processed white rice. Particularly, contrastive-RC involves a combination of SimCLR, UMAP, and HDBSCAN, where self-supervised contrastive learning (SimCLR) is used for feature representation followed by dimensionality reduction (UMAP) and clustering (HDBSCAN). To enable this, a dataset of 20,134 high magnification images (24 MP at 3.8 µm/pixel) of individual rice grains that is spread across six different types of surface damages is developed. It is demonstrated that the Contrastive-RC is successful in clustering the rice grains into six main classes with well-defined attributes. The class names along with the number of corresponding instances are normal-damage (5599), chalky-discoloured (4987), discoloured (3215), half-chalky (2386), healthy (2061), and broken (931). It is demonstrated that the contrastive-RC method can be extended to subclassify these damages based on the damage severity by providing a low-level control, thereby enabling the method to be used in multiple use-cases. The method is fast, versatile and robust towards changes in variables like brightness and grain orientation, thus making it ideal for real world use and extension to other varieties of white processed rice. © 2023, The Authors. Data processing as one of information technology area has wide range of applications including the selection of best lecturer in universities. Best Lecturer Assessment is required by the university to identify qualified human resources and in the future this process will give motivations to the lectures to be more productive and increase the quality of doing their jobs. In Buana Perjuangan University, Karawang, the selection of best lecturer is still conducted manually, where giving result to be subjective and questionable. Additionally, decision support system method has not been applied in determining the best lecturer. In this study, we proposed hybrid method which combines Analytical Hierarchy Process (AHP) and Simple Additive Weighting (SAW) to determine the best lecturer by using five criteria, namely attendance at lecture meetings, academic rank, number of publications, additional assignments, and education levels. The data sample used were obtained using a random sampling technique on lecturer data, provided by the University Data and Information Center. The study involves two phases. Phase 1 involves in developing a questionnaire that contains a list of criteria that a best lecturer must have. In Phase 2, an AHP decision matrix is developed, and the candidates will be ranked based on the selected criteria obtained from Phase 1 and their weight values. The result will then be ranked by using SAW to obtain even more accurate decision of best lecturer. The results obtained indicate that the value of the Consistency Index (CI) for all respondents is consistent, 0.8 in average. Then, the CI result is used to determine the Consistency Ratio (CR), where the result is also consistent for all of the respondents,-0.7 in average. These result shows that the proposed method has the same output with the expert (respondents) decisions. © 2022 Institute of Advanced engineering and Science (IAES).

How improve the mapping efficiency and location accuracy of the multi-UAV cluster based on the distributed SLAM technology is a significant problem in overlapping regions. Therefore, this paper mainly proposes a novel relocation recognition algorithm for the multi-UAV cluster. First, the autonomous localization algorithm based on visual-inertial fusion is proposed. Then, the algorithm for vocabulary updating and relocating is designed. Finally, practical testing is implemented to verify and improve the efficiency of exploration ability and the accuracy of the autonomous navigation and positioning in the complex overlapping regions. © 2022 IEEE.

The intermittent and stochastic nature of renewable energy sources poses stern challenges to the frequency stability of new power system. The flywheel energy storage system (FESS), with its rapid response and high power density, plays a pivotal role in mitigating frequency fluctuations. To improve the performance of the FESS assisting thermal power unit (TPU), a collaborative optimization methodology of the capacity configuration and control strategy for FESS is presented in this paper. Aiming to enhance the primary frequency control (PFC) performance and reduce the life-cycle cost of the FESS, this paper established a capacity configuration model based on a dynamic adaptive control strategy, in which FESS compensates for the lack of TPU frequency regulation capability and recovery SOC actively. A case study demonstrated that the optimization model proposed is suitable for different frequency scenarios. It has been verified that the control strategy which is based on the SOC of FESS and frequency regulation capability of the TPU is economically more attractive compared to traditional strategies. In addition, this study revealed that a FESS with a charge/discharge rate of 7.5 C and rated power of 7.6 MW was appropriate for assisting a 600MW TPU in PFC by the optimal capacity configuration and control strategy. © 2024, The Authors. With the growing use of stent implantations, the risk of in-stent restenosis represents a major concern for cardiovascular patients. Herein, we propose a hybrid bioresorbable vascular scaffold (H-BVS) integrated with a wireless sensor that could enable significant advances in cardiovascular therapeutics. The H-BVS was manufactured using a state-of-the-art customized 3D printer equipped with dual nozzles to ensure a synergistic combination of polycaprolactone and polylactic acid. Moreover, the H-BVS was integrated with a wireless, battery-less LC-type pressure sensor for real-time monitoring of in-stent restenosis. This wireless sensor was meticulously connected with the H-BVS framework through engineered microstructures, which not only ensured a robust bond but also significantly enhanced the overall integrity and functionality of the device. Furthermore, the combination of the H-BVS and sensor was optimized to exhibit superior bending flexibility and radial strength, which are key factors in ensuring effectiveness and patient safety. The feasibility of the smart H-BVS (SH-BVS) was verified through comprehensive testing within a phantom system designed to simulate real blood flow conditions. We believe that the potential of the SH-BVS system to revolutionize patient monitoring and treatment strategies in the cardiovascular healthcare domain cannot be overstated. © 2024, The Authors. This study aims to determine the performance of the heat exchanger in Low Density Polyethylene non-organic waste refining tools into fuel oil. This research is an experimental study that uses plastic waste obtained from scavengers and then cleaned, dried and chopped with a small size and then inserted into a three condenser level during a certain time. After the combustion temperature rises, water as a cooling medium is flowed in the pipe so that condensation occurs in the oil pipe. The results of the test carried out in the process of cracking plastic waste into fuel oil are affected by time, volume, temperature and heat transfer rate. Testing time for 30 minutes on the condenser obtained the heat transfer rate in the pipe 558.4 W, at 60 minutes the value of heat transfer was 732.2 W, while at 90 minutes the average heat transfer value was 1039.7 W. There was an increase in the heat transfer value as it increased Combustion time and oil produced by the reactor averaged 812 ml. © Published under licence by IOP Publishing Ltd.

Due to the existence of DC-DC converters, fast-tripping fault location in DC power systems is of particular importance to ensure the reliable operation of DC systems. Traveling wave (TW) protection is one of the promising approaches to accommodate fast detection and location of faults in DC systems. This paper proposes a numerical approach for a DC system fault location using the concept of TWs. The proposed approach is based on multiresolution analysis to calculate the TW signal's wavelet coefficients for different frequency ranges, and then, the Parseval theorem is used to calculate the energy of wavelet coefficients. A curve-fitting approach is used to find the best curve that fits the Parseval energy as a function of fault location for a set of curve-fitting datapoints. The identified Parseval energy curves are then utilized to estimate the fault location when a new fault is applied on a DC cable. A DC test system simulated in PSCAD/EMTDC is used to verify the performance of the proposed fault location algorithm. © 2021 IEEE.

YOLO-LLTS: Real-Time Low-Light Traffic Sign Detection via Prior-Guided Enhancement and Multi-Branch Feature Interaction

Detecting traffic signs effectively under low-light conditions remains a significant challenge. To address this issue, we propose YOLO-LLTS, an end-to-end real-time traffic sign detection algorithm specifically designed for low-light environments. Firstly, we introduce the High-Resolution Feature Map for Small Object Detection (HRFM-TOD) module to address indistinct small-object features in low-light scenarios. By leveraging high-resolution feature maps, HRFM-TOD effectively mitigates the feature dilution problem encountered in conventional PANet frameworks, thereby enhancing both detection accuracy and inference speed. Secondly, we develop the Multi-branch Feature Interaction Attention (MFIA) module, which facilitates deep feature interaction across multiple receptive fields in both channel and spatial dimensions, significantly improving the model’s information extraction capabilities. Finally, we propose the Prior-Guided Enhancement Module (PGFE) to tackle common image quality challenges in low-light environments, such as noise, low contrast, and blurriness. This module employs prior knowledge to enrich image details and enhance visibility, substantially boosting detection performance. To support this research, we construct a novel dataset, the Chinese Nighttime Traffic Sign Sample Set (CNTSSS), covering diverse nighttime scenarios, including urban, highway, and rural environments under varying weather conditions. Experimental evaluations demonstrate that YOLO-LLTS achieves state-of-the-art performance, outperforming the previous best methods by 2.7% mAP50 and 1.6% mAP50:95 on TT100K-night, 1.3% mAP50 and 1.9% mAP50:95 on CNTSSS, and achieving superior results on the CCTSDB2021 dataset. Moreover, deployment experiments on edge devices confirm the real-time applicability and effectiveness of our proposed approach. Copyright © 2025, The Authors. All rights reserved.
