For the first time, surface acoustic waves (SAWs) were used to study the lattice relaxation of metastable defects. A persistent increase of as much as 0.4% of the SAW velocity at low temperatures was observed after illumination of LT-GaAs; this increase could be quenched by annealing at 120–130°K. This behaviour is caused by the metastable transition of EL2-like AsGa defects and constitutes the direct experimental proof of the illumination induced large lattice relaxation of this defect.

Silicon-on-insulator structures were formed by the selective epitaxial growth (SEG) of silicon and the epitaxial lateral overgrowth (ELO) of oxide shapes using an LPCVD hot-walled reactor at 850°C. The homoepitaxial interface changed character with modifications of the gas composition during the in-situ pre-epitaxial bake at 900°C. HREM images show ellipsoid-shaped inclusions lying along the homoepitaxial interface for silicon growth conducted with no dichlorosilane (DCS) flow during the prebake in H2. SIMS analysis indicates a large oxygen, fluorine, and carbon concentration at the interface. For structures grown with a small DCS flow in addition to H2 during the prebake, the homoepitaxial structural defects and the oxygen, fluorine, and carbon peaks are removed.

We present a distribution-free model for incremental learning when concepts vary with time. Concepts are caused to change by an adversary while an incremental learning algorithm attempts to track the changing concepts by minimizing the error between the current target concept and the hypothesis. For a single half-plane and the intersection of two half-planes, we show that the average mistake rate depends on the maximum rate at which an adversary can modify the concept. These theoretical predictions are verified with simulations of several learning algorithms including back propagation.

Low specific resistance ohmic contacts have been formed on heavily carbon doped GaAs using the Ti/Si/Pd system. Silicide formation was observed in the Pd/Si layers over the temperature range 400–700 C using RTA. Contact resistances as low as 0.061 Ω-mm and specific contact resistances as low as 3.2 × 10-6Ωcm2 were measured. Silicide/Ti/GaAs interfacial information was determined using TEM and Auger dept. profiling.

Transmission and High Resolution Electron Microscopy have been used to study the dramatic changes in crystalline quality which occur in As-rich In0.52Al0.48As/InP layers when the growth temperature is lowered. We have found that for temperatures as low as 200°C and for a flux ratio of 20, the layers can be of high quality. For the lowest growth temperature of 150°C, pyramidal defects as well as hexagonal As grains are found which are characteristic of the breakdown of the monocrystalline growth in these layers. A mechanism for the formation of these defects is proposed based on their crystallographic structure. The fast photo response previously observed in these layers must be related to the presence of these defects.

Lomotonicity, the largest degree of local monotonicity that a signal has, is proposed as an appropriate measure of smoothness when studying smoothers such as the median filter. Locally monotonic regression (LMR) optimally solves the problem of smoothing a signal to a specified minimal degree of lomotonicity, but it often requires an excess of computational resources. Windowed locally monotonic regression (WLMR) presents an attractive alternative to the problem of smoothing signals under the smoothness criterion of lomotonicity. This criterion is meaningful, for example, when processing images and speech signals. Unlike LMR, WLMR is defined also for infinite-length signals; this may be useful in more theoretical studies of this tool.< >
