An analytic surface potential-based non-charge-sheet core model for cylindrical undoped surrounding-gate (SRG) MOSFETs is presented in this brief. Starting from the exact surface potential solution of the Poisson's equation in the cylindric surrounding-gate (SRG) MOSFETs, a single set of the analytic drain current expression in terms of the surface potential evaluated at the source and drain ends is obtasined from the Pao-Sah's dual integral without the charge-sheet approximation. It is shown that the derived drain current model is valid for all operation regions, allowing the SRG-MOSFET characteristics to be adequately described from the linear to saturation and from the sub-threshold to strong inversion region without fittingparameters. Moreover, the model prediction is also be verified by the 3-D numerical simulation.

This paper presents a GPS based system for naval navigation and the development process of such system. In this paper path finding algorithm for naval navigation is proposed that is appropriate for implementation on pocket PC device. The implementation of the proposed system requires some specific adapting of a number of other algorithms and methods to run well on embedded systems like pocket PC device. Experimental results are presented using developed configuration. Adriatic coast is used as surroundings, because it is highly indented, so it presents one of the most demanding challenges.

We report low V t Al/TaN/[Ir 3 Si-HfSi 2-x ]/HfLaON CMOS using simple laser annealing/reflection with self-aligned and gate-first process compatible with current VLSI. At 1.05 nm EOT, good phi m-eff of 5.04 and 4.24 eV, low V t of -0.16 and 0.13 V, high mobility of 85 and 209 cm 2 /Vs, and small 85degC BTI les40 mV (10 MV/cm, 1 hr) are measured for p- and n-MOS.

M-learning, as the ldquoportable and personalrdquo fashion of e-learning, is enhancing the efficiency and effectiveness of learning in the context of handheld terminals. Mobile intelligent tutoring systems are a particular kind of m-learning systems which base their work on simulation of a human teacher in the learning and teaching process. The systems should be able to provide intelligent support to the learners as well as adapt to different networks and mobile devices. Consequently this implies the use of an agent-based solution as architectural basis. The immediate problem is the lack of agent-based software development methodologies as well as common scenarios and templates for building multi-agent systems. This paper presents an analysis of an agent-based m-learning system. The purpose of the paper is to provide a roadmap for designers of m-learning systems based on agent technology.

A combined top-down and bottom-up approach was used for precise placement of metal nanoparticles on silicon substrates. The study used laser interference lithography (LIL) technique, to open windows on a silicon wafer with a silicon oxide mask. Inverted pyramids were obtained at the window region, by etching the silicon wafer in KOH under the top-down approach. The bottom-up approach involved the evaporation of a gold (Au) layer on the whole silicon wafer and annealing at elevated temperature. The Au inside the inverted pyramids was coarsened and formed Au dots inside them. The results show that the diameter of the metal nanoparticles can be tuned more effectively, by changing the Au layer thickness, along with the annealing temperature.
