Emerging two-dimensional(2D)semiconductors are among the most promising materials for ultra-scaled transistors due to their intrinsic atomic-level *** the stacking process advances,the complexity and cost of nanosheet field-effect transistors(NSFETs)and complementary FET(CFET)continue to *** 1 nm technology node is going to be based on Si-CFET process according to international roadmap for devices and systems(IRDS)(2022,https://***/),but not publicly confirmed,indicating that more possibilities still *** miniaturization advantage of 2D semiconductors motivates us to explore their potential for reducing process costs while matching the performance of next-generation nodes in terms of area,power consumption and *** this study,a comprehensive framework is built.A set of MoS2 NSFETs were designed and fabricated to extract the key parameters and *** then for benchmarking,the sizes of 2D-NSFET are scaled to a extent that both of the Si-CFET and 2D-NSFET have the same average device *** these conditions,the frequency of ultra-scaled 2D-NSFET is found to improve by 36%at a fixed power *** work verifies the feasibility of replacing silicon-based CFETs of 1 nm node with 2D-NSFETs and proposes a 2D technology solution for 1 nm nodes,i.e.,“2D eq 1 nm”*** the same time,thanks to the lower characteristic length of 2D semiconductors,the miniaturized 2D-NSFET achieves a 28%frequency increase at a fixed power ***,developing a standard cell library,these devices obtain a similar trend in 16-bit RISC-V *** work quantifies and highlights the advantages of 2D semiconductors in advanced nodes,offering new possibilities for the application of 2D semiconductors in high-speed and low-power integrated circuits.

The field of topological photonics was initiated with the realization of a Chern insulator phase in a gyromagnetic photonic crystal(Ph C) with broken time-reversal symmetry(T), hosting chiral edge states that are topologically protected propagating modes. Along a separate line of research, a quadrupole topological insulator was the first higher-order topological phase supporting localized corner states, but has been so far limited to T-invariant systems, as T is a key ingredient in early models. Here we report the realization of a quadrupole topological insulator phase in a gyromagnetic Ph C, as a consequence of topological phase transition from the previously demonstrated Chern insulator phase. The phase transition has been demonstrated with microwave measurements, which characterize the evolution from propagating chiral edge states to localized corner states. We also demonstrate the migration of topological boundary states into the continuum, when the gyromagnetic Ph C is magnetically tuned. These results extend the quadrupole topological insulator phase into T-broken systems, and integrate topologically protected propagating and localized modes in a magnetically tunable photonic crystal platform.

X-ray mirrors are widely utilized in light source devices like synchrotron radiation (SR) and free electron laser (FEL) light source. The Root-Mean-Square (RMS) value of surface figure accuracy required for these mirrors is typically sub-micro radian or sub-nanometer, and their aperture can be hundreds of millimeters or even meters. To achieve this accuracy, deterministic figuring is required and surface figure error is the premise. Interferometric stitching test is commonly utilized. Interferometric test obtains the surface figure of the tested X-ray mirrors mounted on a mounting support. Due to the low stiffness of the X-ray caused by the large ratio of length/width and length/height. The mechanical stress induced by the mounting supports may have a non-negligible influence on the surface figure of the mirror surface. Moreover, this can result in the poor reproductivity when testing the mirror under different mounting situations and with different mounting craft. What kind of aberration will be introduced by the X-ray under different mounting supports and whether it can be neglected is still an issue. To this end, the reproductivity of a typical silicon X-ray mirror with size of 500 mm ×50 mm × 50 mm were tested on different typical supports with a 24" zygo interferometer. Comparison of the introduced aberration type and aberration amplitude were conducted to reveal the deformation of the X-ray mirror on different typical supports. The results of this paper may attract the community that fabricates, tests, or uses X-ray mirror to pay a special attention to the mounting supports when testing the surface figure the X-ray mirrors. © 2024 SPIE.

Exploring zinc-free anode materials is one of the effective strategies to get the zinc dendrites problem of flexible zinc ion battery(ZIB)*** this work,an analogous heterostructure(AHS)is constructed from the excellent MXene(Ti_(3)C_(2)T_(x))and TiSe_(2) *** AHS not only possesses numerous diffu-sion paths and Zn^(2+)storage sites but also possesses a stable conductive network to accelerate charge transfer in the *** a collaborative advantage,electrochemical measurement results show that MXene/TiSe_(2) electrodes display an excellent specific capacity of 177.9 mAh g^(-1) at 0.10 A g^(-1) and a long-term cycling stability of 77.4%capacity retention after 400 *** computations further demon-strate the excellent performance of MXene/TiSe_(2) electrodes including desirable electronic conductivity and low Zn^(2+)migration *** assembled flexible ZIB not only delivers a good specific capacity of 42.2μAh cm^(-2) at 0.20 mA cm^(-2) and a competitive energy density of 37.4μWh cm^(-2) but also exhibits excellent flexibility and ***,after 400 cycles at 0.60 A g^(-1),flexible ZIB shows a capacity retention of 73.8%.This work gives a successful attempt to design 2D layered materials as Zn metal-free anode for flexible ZIB.

Solder fatigue is quite important for the reliability of IGBTs under thermal cycling. In this work, a Finite Elements Analysis-Fatigue Damage Calculation/Feedback (FEA-FDC) iterative looping was proposed for the evolution of micro-cracks in the solder layer of IGBTs. In this work, a SAW pressure sensor based on a simply supported beam was designed and fabricated. The SAW resonator deposited on 128° YX-lithium niobate (LNO) substrate was used as the sensing element. The LNO substrate was used as a simply supported beam, therefore strain transfer loss was avoided and uniaxial stress was directly applied to the SAW resonator. An indenter with two ledges was used to indent the LNO beam and then uniform strain was applied to the SAW resonator. The sensitivity was experimentally measured in a pressure range of 330 kPa. The results demonstrated that the sensitivity of the SAW pressure sensor in this work was as high as 2514 ppm/MPa. The high pressure sensitivity of the proposed SAW pressure sensor was analyzed. The device structure of the proposed SAW pressure sensor may help to design highly sensitive SAW pressure sensors. © Published under licence by IOP Publishing Ltd.

As an adaptive optics that can modulate phase of lights, spatial light modulators (SLMs) are widely used in laser shaping, telescopes, and surface figure interferometric tests. The phase control accuracy of SLMs affects the performance of these optical systems. However, the traditional birefringence effects-based phase control method has relatively low accuracy due to the non-linear phase response of SLMs. To this end, a diffractive interferogram-based phase control method is proposed. The general model for describe the diffraction-based phase control method is established. The phase control error model of the diffractive interferogram-based phase control method is analyzed theoretically. Theoretical analysis was conducted to analyze the phase quantization and discretization that influence the phase accuracy. By applying the discretized interference pattern with appropriate quantization level of a given phase and a standard reference phase into the SLM, phase control accuracy can be enhanced up to about λ/30 (λ=632.8 nm) root-mean-square. Comparisons of phase control accuracy of the proposed method with the traditional phase control method are conducted to verify the accuracy enhancement. Using the proposed method, the SLMs can be applied in systems with collimated or divergent beams configuration that requires high phase control accuracy such as interferometric surface figure tests. © 2024 SPIE.

Transition metal iron and persistent free radicals(PFRs)both affect the redox properties of biochar,but the electron transfer relationship between them and the coupling reduction mechanism of Cr(Ⅵ)requires further *** untangle the interplay between iron and PFRs in biochar and the infuences on redox properties,FeCl_(3)-modified rice husk biochar(FBCs)was prepared and its reduction mechanism for Cr(Ⅵ)without light was *** FBCs had higher surface positive charges,oxygen-containing functional groups,and PFRs compared with pristine rice husk biochar(BC).Phenoxyl PFRs with high electrondonating capability formed in *** pronounced electron paramagnetic resonance signals showed that the PFRs preferred to form at lower Fe(Ⅲ)*** a high concentration of Fe(Ⅲ)would be reduced to Fe(Ⅱ)and consumed the formed *** kinetics and X-ray photoelectron spectroscopy analysis indicated that the FBCs effectively enhanced the Cr(Ⅵ)removal efficiency by 1.54-8.20 fold and the Cr(Ⅵ)reduction efficiency by 1.88-9.29 fold compared to those of *** quenching and competitive reductant addition experiments revealed that the higher Cr(Ⅵ)reduction performance of FBCs was mainly attributed to the formed PFRs,which could contribute to~74.0%of Cr(Ⅵ)reduction by direct or indirect electron *** PFRs on FBCs surfaces could promote the Fe(Ⅲ)/Fe(Ⅱ)cycle through single electron transfer and synergistically accelerate~52.3%of Cr(Ⅵ)*** study provides an improved understanding of the reduction mechanism of iron-modified biochar PFRs on Cr(Ⅵ)in environments.

In the integrated power system (IPS) of ship platform, the conducted interference generated by high-power power electronic equipment will not only spread along the wire on the power grid, but also radiate to the surrounding space through the cable. With the increasingly strict electromagnetic compatibility standards, the magnetic field radiation generated by the high-power power electronic equipment has also been strictly limited. Predicting it can more effectively design the interference suppression measures and improve the electromagnetic compatibility (EMC) performance of equipment. First a basic cable radiation model is established based on the electromagnetic field theory. Then, the conducted interference estimation of power electronic equipment has been briefly introduced. Finally, a simplified prediction method of magnetic field radiation of high-power power electronic equipment according to the calculation results of conducted interference and cable radiation model is proposed. Towards V2I Age-Aware Fairness Access: A DQN Based Intelligent Vehicular Node Training and Test Method

Vehicles on the road exchange data with base station frequently through vehicle to infrastructure(V2I) communications to ensure the normal use of vehicular applications, where the IEEE 802.11 distributed coordination function is employed to allocate a minimum contention window(MCW) for channel access. Each vehicle may change its MCW to achieve more access opportunities at the expense of others, which results in unfair communication performance. Moreover, the key access parameter MCW is privacy information and each vehicle is not willing to share it with other vehicles. In this uncertain setting, age of information(Ao I), which measures the freshness of data and is closely related with fairness, has become an important communication *** this basis, we design an intelligent vehicular node to learn the dynamic environment and predict the optimal MCW, which can make the intelligent node achieve age fairness. In order to allocate the optimal MCW for the vehicular node, we employ a learning algorithm to make a desirable decision by learning from replay history data. In particular, the algorithm is proposed by extending the traditional deep-Q-learning(DQN) training and testing method. Finally, by comparing with other methods, it is proved that the proposed DQN method can significantly improve the age fairness of the intelligent node.
