GaN devices offer superior performance over Si devices, such as higher mobility, breakdown voltage, switching speed and per-width power density. In the future, GaN devices are expected to surpass Si devices in almost all performance indicators, thereby achieving high-speed and efficient power electronic systems (PES). The model of GaN device is a useful and necessary tool to analyze and evaluate its impact on circuit and system performance, which can help researchers design new PES. This paper reviews latest advances on the models of GaN power devices, and discusses the working principles of GaN, the classification and contributions of GaN model, for understanding the significance of these recent developments. In addition, this paper also considers the challenges and problems encountered in the modeling and application of GaN devices, such as self-heating effect, trap effect and short channel effect, providing guidance for future modeling. This review helps readers understand and use the GaN model to achieve more effective design of GaN-based converters. © 2023 IEEE.

For the hypersonic morphing flight vehicle (HMFV) dynamic strong uncertainty, time-varying, integration of control and decision problem, the engineering application requirements and difficulties are analyzed, and three feasibility schemes of control/decision are presented. Firstly, the significance, classification and development of morphing aircrafts are summarized;secondly, combining with the engineering needs, some detailed discussion on research challenges and key points are provided;thirdly, focusing on the HMFV control and decision problem, three general schemes for the HFMV control and decision issues are presented, including the intelligent anti-disturbance rejection control schemes, the high-precision control with RBF neural network scheme, and the intelligent control/decision integration scheme;finally, the paper is summarized and the further research directions are discussed. © 2023, The Author(s), under exclusive license to Springer Nature Singapore Pte Ltd.

The performance and reliability of ferroelectric thin films at temperatures around a few Kelvin are critical for their application in *** this work,TiN/Hf_(0.5)Zr_(0.5)O_(2)/TiN capacitors that are free from the wake-up effect are investigated systematically from room temperature(300 K)to cryogenic temperature(30 K).We observe a consistent decrease in permittivity(εr)and a progressive increase in coercive electric field(Ec)as temperatures *** investigation reveals exceptional stability in the double remnant polarization(2P_(r))of our ferroelectric thin films across a wide temperature ***,at 30 K,a 2P_(r)of 36μC/cm^(2)under an applied electric field of 3.0 MV/cm is ***,we observed a reduced fatigue effect at 30 K in comparison to 300 *** stable ferroelectric properties and endurance characteristics demonstrate the feasibility of utilizing HfO_(2)based ferroelectric thin films for cryo-electronics applications.

Compared with traditional piezoelectric ultrasonic devices,optoacoustic devices have unique advantages such as a simple preparation process,anti-electromagnetic interference,and wireless long-distance power ***,current optoacoustic devices remain limited due to a low damage threshold and energy conversion efficiency,which seriously hinder their widespread *** this study,using a self-healing polydimethylsiloxane(PDMS,Fe-Hpdca-PDMS)and carbon nanotube composite,a flexible optoacoustic patch is developed,which possesses the self-healing capability at room temperature,and can even recover from damage induced by cutting or laser ***,this patch can generate high-intensity ultrasound(>25 MPa)without the focusing *** laser damage threshold is greater than 183.44 mJ cm^(-2),and the optoacoustic energy conversion efficiency reaches a major achievement at 10.66×10^(-3),compared with other carbon-based nanomaterials and PDMS *** patch is also been successfully examined in the application of acoustic flow,thrombolysis,and wireless energy *** findings in this study provides new insight into designing and fabricating of novel ultrasound devices for biomedical applications.

In this paper, a control method for shallow sleep management of low-power rockets is studied, and three sleep modes are verified for shallow sleep, and the optimal adaptation of shallow sleep of rockets with minimum power consumption of 16 watts is confirmed In different application environments, multi-mode operation with low power consumption is realized, so as to achieve the goal of long life under the requirements of long-term power up. The low-power mode can make the system run more stably, help reduce system losses, effectively reduce the volume and weight of power supply equipment, and improve the carrying capacity of the rocket. In order to achieve the purpose of low power consumption, based on the principle of 'high and low matching', the performance matching of chips of different performance levels at their optimal working points is analyzed, and the low-power chip architecture design under different computing power requirements is realized, and experimental verification is carried out. © 2023 The Authors.

A method for integrated online identification of aerodynamic and thrust parameters has been proposed. Firstly, a motion model of an aircraft powered by a solid rocket ramjet engine was established in the longitudinal plane. Secondly, polynomial models of aerodynamic and thrust coefficients were established for the horizontal flight segment. Then, an integrated online identification simulation of aerodynamic and thrust parameters was carried out using the unscented Kalman filter method. The results indicate that the proposed method has high identification accuracy and efficiency. © 2025 Institute of Physics Publishing. All rights reserved.

A reinforcement learning (RL) controller with identification of the dynamic parameter of hypersonic morphing flight vehicle (HMFV) is proposed in this paper, successfully realizing the end-to-end control of attack angle in the longitudinal plane. The following improvements are made in this paper: Firstly, the dynamic parameter (rudder efficiency coefficient) of the flight vehicle is added into the state vector, so that the RL controller can understand the control ability of the rudder and generates the optimal control commands in the current state. Secondly, five instead of only one consecutive attack angle deviations are used to jointly generate the state vector, which enables the RL controller to use the model state information of the previous period of time and improve the control stability. Three simulations are set up in this paper. The simulation results show that the RL controller proposed in this paper can achieve stable and high precision attack angle control under large-scale environmental deviations and has strong generalization under different guidance commands. © 2023, The Author(s), under exclusive license to Springer Nature Singapore Pte Ltd.

Emerging contaminants (ECs) are widely present in aquatic environments, posing potential risks to both ecosystems and human health. Theultrasound-assisted persulfate oxidation process has attracted considerable attention in the degradation of ECs due to its ability to generate bothsulfate radicals and cavitation effects, enhancing degradation effects. In this paper, the principle of ultrasonic synergistic Fenton-like oxidationsystem for degrading organic pollutants was reviewed, divided into homogeneous system, non-homogeneous system, and single-atom system toexplore the synergistic effect of ultrasound-enhanced persulfate technology in three aspects, and the effects of environmental factors such asultrasonic frequency and power, system pH, temperature, and initial oxidant concentration on the system's decontamination performance werediscussed. Finally, future research on ultrasonically activated persulfate technology is summarized and prospected.

Recent years have witnessed the rapid development of aerospace science and technology, and the orbital game technology has shown great potential value in the field of failed satellite maintenance, debris removal, etc. In this case, orbital game is often characterized by nonlinear dynamic model, unknown state information, high randomness, but the existing approaches to deal with game problem are difficult to be applied. The analytical method based on game theory is only applicable to simple scenarios, and it is challenging to find the optimal strategy for such complex scenarios as satellite swarm game. It should be noted that deep reinforcement learning has some research basis in the cooperative decision-making and control of multi-agents. In view of its powerful perception and decision ability, this paper applies deep reinforcement learning to solve the orbital game problem of satellite swarm. Firstly, the game scenario is modeled, where typical constraints, e.g., minimum time, optimal fuel, and collision avoidance, are taken into consideration in the game process, and then the multi-agent reinforcement learning algorithm is developed to solve the optimal maneuver strategy. The algorithm is based on the Actor-Critic architecture and uses a centralized training and decentralized execution approach to solve the optimal joint maneuver strategy. For different task scenarios, the action space, state observation space, and reward space are designed to introduce more rewards that match the specific game tasks to make the algorithm converge quickly, so that the satellite swarm emerges and executes better intelligent strategies to complete the corresponding game task. © 2024, The Author(s), under exclusive license to Springer Nature Switzerland AG.

The sensory perception of food is a dynamic process,which is closely related to the release of flavor substances during oral ***’s not only affected by the food material,but also subjected to the individual oral *** explore the oral processing characteristics of soft-boiled chicken,the sensory properties,texture,particle size,viscosity,characteristic values of electronic nose and tongue of different chicken samples were *** correlation analysis showed that the physical characteristics especially the cohesiveness,springiness,resilience of the sample determined oral processing *** addition of chicken skin played a role in lubrication during oral *** particle size of the bolus was heightened at the early stage,and the fluidity was enhanced in the end,which reduced the chewing time to the swallowing point and raised the aromatic compounds signal of electronic *** the effect of chicken skin on chicken thigh with relatively high fat content,was opposite in electronic nose,which had a certain masking effect on the perception of umami and sweet *** conclusion,fat played a critical role in chicken oral processing and chicken thigh had obvious advantages in comprehensive evaluation of soft-boiled chicken,which was more popular among people.
