Recently, a-IGZO has advanced toward the next-generation electronics system because of its compatibility with complementary metal oxide semiconductor (CMOS) and back-end-of-line (BOEL) based systems. A systematic electrical characterization of a-IGZO TFT related to reliability issues, such as positive bias temperature stress (PBTS) and negative bias temperature stress (NBTS), would entitle its integration into novel electronics systems. Unexpectedly, PBTS is characterized by the transition of positive Vth shift to negative Vth shift (ΔVth, the positive shift followed by the stress and temperature activated negative shift). This transition is attributed to charge trapping/trap-site generations and hydrogen migration to the active layer. The ΔVth shift mechanism depends on the temperature and voltage stress. On the other hand, a negative ΔVth shift has been observed during the NBTS operation and could be attributed to the hole trapping at the interface of GI/IGZO. An effective suppression of the gate leakage current has also been observed during reliability tests. Simulation results reveal a pronounced potential at the edges of source and drain regions, and considered the origin of hydrogen migration into the IGZO layer. Thermal image results also reveal the strong temperature/potential distribution at the edges of the source/drain regions, indorsing the simulation results. © 2020 IEEE.

An optical machine system for measuring the depth distance of an object was proposed. This system can scan a region by obtaining the relationship curve between focus distance and motor step. The depth distance was acquired by determining whether the captured objects was in focus or not by discerning the sharpness of the object’s outline, with the motor step when the object was in focus. This system has been verified its feasibility in the experiment and has the merits of a larger sensing range, lower manufacturing cost, and can be used outdoors. © 2023 SPIE · 0277-786X ·

This paper proposed a GaN-based optocoupler chip with monolithic integration. It differs from commercial photodiode optocouplers consisting of at least two coupled chips. This study monolithically integrated a photodiode and a light emitting diode on a sapphire substrate as a single chip. This approach makes the optical transmission of signal in a thin sapphire substrate with a micro-meter scale transmission path reducing light loss. In the experiment, the measurement results showed that the proposed chip has a great current transfer ratio. It meets commercial specifications and provides a more efficient optocoupler manufacturing solution. © 2022 IEEE.

In this study, a reflective aspheric optical system is used to establish an eye examination device for distance and near vision tests. The system includes a micro-display with a rotating device, an off-axis parabolic mirror, an off-axis ellipsoid mirror, a chin-fixing bracket, and vision software. The display contents of the micro-display include English C and E charts, Chinese words, graphics, and animation. The off-axis parabolic mirror and off-axis ellipsoid mirror are confocal, and the micro-display is placed at the confocal point. The micro-display is projected through an off-axis parabolic mirror for myopia's distance vision testing, and an off-axis elliptical mirror for myopia's near vision testing. Others, the graphics and animation, provide visual checks for young children. In addition, CCD cameras and AI recognition can be used as visual examinations for people with language impairment. In this study, twenty-five subjects with the refractive error were tested using E-chart and this device to obtain the decimal point VA value, and the trial frame and lens were used to obtain the diopter of glasses. The date of the experimental results was used as a reference value for ophthalmological examination. This system uses an off-axis parabolic mirror and an off-axis ellipsoidal mirror. Optical alignment is a challenge to solve for the system. Students participating in the study obtained good optics training. The advantages of the developed device include the convenience to carry with a multi-purpose and straightforward use. © 2023 IEEE.

Fixed-wing aerial vehicles are equipped with functional-ities such as ILS (instrument landing system), PAR (precision approach radar) and, DGPS (differential global positioning system), enabling fully automated landings. How-ever, these systems impose significant costs on airport op-erations due to high installation and maintenance requirements. Moreover, since these navigation parameters come from ground or satellite signals, they are vulnerable to in-terference. A more cost-effective and independent alternative for guiding landing is a vision-based system that de-tects the runway and aligns the aircraft, reducing the pi-lot's cognitive load. This paper proposes a novel frame-work that addresses three key challenges in developing au-tonomous vision-based landing systems. Firstly, to over-come the lack of aerial front-view video data, we created high-quality videos simulating landing approaches through the generator code available in the LARD (landing approach runway detection dataset) repository. Secondly, in contrast to former studies focusing on object detection for finding the runway, we chose the state-of-the-art model Lo-RAT to track runways within bounding boxes in each video frame. Thirdly, to align the aircraft with the designated landing runway, we extract runway keypoints from the re-sulting LoRAT frames and estimate the camera relative pose via the Perspective-n-Point algorithm. Our experimental re-sults over a dataset of generated videos and original images from the LARD dataset consistently demonstrate the proposed framework's highly accurate tracking and alignment capabilities. Amorphous indium gallium zinc oxide (a-IGZO)-based thin film transistors (TFTs) are increasingly becoming popular because of their potential in futuristic applications, including CMOS technology. Given the demand for CMOS-compatible, ultra-scaled, reliable, and high-performing devices, we fabricate and analyze scaled-channel a-IGZO-TFTs with an optimal double-gate structure, a thin nanosheet-based channel, and an effective high- κ dielectric namely HfO2. The reliably reported double gate IGZO nanosheet TFTs (DG-IGZO-NS-TFTs) are tested under positive and negative bias stress at variant temperatures, and the resulting modulations are analyzed critically. The reported DG-IGZO-NSTFTs exhibit a negative side threshold voltage shift (Δ Vth) accompanied by an increase in Ion/Ion(0) under negative bias temperature stress (NBTS) at elevated temperatures, which indicates the presence of additional charges. An anomalous negative side shifting of the Vth is observed under positive bias temperature stress (PBTS), where diffused hydrogen atoms are identified as introducing excess n-type carriers into the channel and causing the observed Δ Vth. The spectroscopic analysis is performed to establish evidence for the assumed mechanisms, and the role of individual gates is investigated in the context of performance variance under temperature-bias stress. Moreover, the partial reversibility of the stress-induced degradation is experimentally established and methodically discussed. Overall, the reported results offer a comprehensive understanding of scaled-channel DG-NS-IGZO-TFTs, which help shape performance-enhancement strategies, control degradation mechanisms, and define appropriate application scenarios. © 2013 IEEE.

Convolutional Neural Networks (CNN) have drawn the attention of researchers in the medical imaging field. Many researchers have exploited CNN for breast cancer detection. This study provides an Internet of Things (IoT) friendly implementation of CNN for breast cancer detection. To achieve faster time to Market, Deep-learning Processing Unit (DPU) on Field programmable Gate Array (FPGA) is adopted for the CNN hardware implementation. CNN inference on the proposed system achieves a 1.6x speed-up factor and 91.5% reduction in energy consumption compared to the conventional general-purpose multi-core Central Processing Unit (CPU). © 2023 IEEE.

This paper proposes an alternative detection frame-work for multiple sclerosis (MS) and idiopathic acute transverse myelitis (ATM) within the 6G-enabled Internet of Medical Things (IoMT) environment. The developed framework relies on the implementation of a deep learning technique known as Dense Convolutional Networks (DenseNets) in the 6G-enabled IoMT to enhance prediction performance. To validate the performance of DenseNets, we compared it with other deep learning techniques, including Convolutional Neural Networks (CNN) and MobileNet, using real-world datasets. The experimental results show the high performance of DenseNets in predicting MS and ATM compared to other methods, achieving an accuracy of nearly 90 %. © 2024 IEEE.

This study investigated the electrical properties of AlGaN/GaN high-electron-mobility transistors (HEMTs) with varied recess depths under the gate electrode. We demonstrated a recess depth of approximately 6 nm, which was achieved through neutral beam etching (NBE) technique with a low etch rate of 1.8 nm/min, resulting in device enhancement-mode (E-mode) behavior with threshold voltage (Vth) of 0.49 V. The effects of post-metallization annealing (PMA) on the device performance were also examined. The results revealed that PMA treatment improves the DC characteristics of the devices, including maximum drain current (IDMAX), transconductance (gm), subthreshold swing (SS), on-off ratio, and off-state leakage current, with maximum enhancement percentage of 18.3% for IDMAX, 3758% for on-off ratio, and 54.3% for SS. Moreover, this study compared the recess depths of metal-insulator-semiconductor high-electron-mobility transistors (MIS-HEMTs) with the SiN dielectric layer. The results showed that MIS-HEMTs exhibit more negative Vth values, which can be attributed to the controlled surface states achieved through passivation. © 2020 IEEE.

In order to avoid the problems of low accuracy of wheel hub recognition and classification and excessive dependence on template image quality in the process of automatic production of the automobile wheel hub, a vehicle wheel hub recognition method based on Histogram of Oriented Gradient (HOG) and Support Vector Machine (SVM) is proposed. Firstly, the wheel hub images under three different lighting conditions are collected, and the wheel hub images are processed in grayscale;Secondly, the positive and negative samples are made, and hog features are extracted, respectively;Finally, the extracted hog features are trained by SVM classifier, and the trained target classifier is used to recognize the wheel hub photos under three different lighting conditions. The experimental results show that this method has higher recognition accuracy than the traditional template matching method under different lighting conditions. © 2022 IEEE.
