TCAD leakage current analysis of a 45 nm MOSFET structure with a high-k dielectric

The models of electrophysical effects builtinto Sentaurus TCAD have been tested. The models providing an adequate modeling of deep submicron high-k MOSFETs have been selected. The gate and drain leakage currents for 45 nm MOSFETs with polysilicon gate and SiO2, SiO2/HfO2 and HfO2 gate dielectrics have been calculated using TCAD. It has been shown that the replacement of the traditional SiO2 gate oxide by an equivalent HfO2 dielectric reduces the gate leakage current by several orders of magnitude due to the elimination of the impact of the tunneling effect. Besides, the threshold voltage, saturation drain current, mobility, transconductance, etc., degrade within a range of 10–20%. © 2016, Pleiades Publishing, Ltd.

The paper presents an algorithm of Reducing the Antenna Array Phase Shifters Errors (RAAPSE), caused by technological deviation of the phase shift of bits. The algorithm is based on preliminary measuring and permutation of phase values of PS, and using the nearest value to one, estimated by AA calibration algorithm. This allows to reduce the error in phase setting to the value of the least significant bit of the PS. The RAAPSE algorithm is used together with Antenna Array (AA) calibration algorithms, which estimate and compensate AA channel phase errors by PS. The RAAPSE algorithm increases AA calibration the accuracy or reduce the number of measurements during the calibration, ensuring the required calibration accuracy. © 2020 IEEE.

Being unavailable in the literature for the past few recent decades, the cellular automata formulations of some algorithms for sorting character and string arrays are considered here. A cellular automaton multiplying two integers written in a numeral system with an arbitrary basis is proposed for the first time. The algorithm is based on the Atrubin parallel multiplication scheme for a systolic array of processors and requires four components (registers) instead of five. © 2017, Pleiades Publishing, Ltd.

The fast growth of the real projects on FinFET technology has led to the need of design flow changes at all levels of abstraction. Especially interesting for designers is the possibility of early exploration of the FinFET standard cells timings. In this case, it is necessary to take into account the quantification of FinFET channel width, determined by an integer number of fins. The paper presents a model for standard cell delay calculation, which can be used for quick analysis of design options. The linear model allows to calculate the critical path in the circuit without full circuit simulation, using only a small number of empirical parameters. An example of development such model for 20 nm technology is given in the paper. © 2018 IEEE.

The paper is focused on the technique of reducing CMOS leakage power consumption with using of sleep transistors. The discussed technique uses three-modal sleep unit with additional «drowsy» mode. Such 'drowsy' mode reduces the transition time between active and sleep modes, providing an acceptable reduction of leakage power. The efficiency of the considered technique was evaluated for ISCAS'85 benchmark circuits designed on transistors with a channel length equal to 30 nm. Simulation results of test circuits with footer three-modal sleep transistors show, that technique allows to reduce transition time between modes by 40% and reduces leakage by 70-75%. © 2018 IEEE.

Reconfigurable electronic systems require the possibility of using the various power sources. One of the main units for implementation of such technique are DC-DC converters. In the paper we considering approaches to designing of integrated DC-DC converters based on charge pump. A comparative analysis of 4 architectures for 90 nm technology is presented. Obtained results show, that charge pump solutions based on Favrat and exponential architecture are optimal. The simulation results of linear and tree charge pump architectures are also presented in the paper. The developed circuits provide the output voltage more than 1V while the input voltage is about 150 mV. © 2018 IEEE.

This paper considers the antenna arrays calibration by the using of the Recursive Least Squares (RLS) adaptive filtering algorithms. An algorithm, based on the inverse QR decomposition, has been selected among the diversity of the RLS algorithms. This is caused by its stable operation. Because the algorithm contains the computationally heavy square root operations, a square root free version of the algorithm is also presented. Both versions of the QR RLS algorithms are mathematically identical to each other if they operate in float point arithmetic. The proposed calibration can be used in the antenna arrays with digital beamforming, because the algorithms usage requires the access to the array channel signals. The calibration requires a known training signal, which can be easily provided not only in a laboratory environment, but also in a field operation, if an array is used as a directional antenna of the digital communication system equipment. In the second case, the calibration can be also conducted even in the presence of the interference signal sources. Simulation validates the proposed calibration algorithm, using linear antenna arrays with 4, 8 and 16 antennas with a half wavelength distance between the neighbor antennas. In this simulation, the array channel noise has been varied in 0.. 30 dB range of the Signal-to-Noise Ratio. Two interference sources with the-30 dB Signal-to-Interference Ratio each have been simulated. These sources were located symmetrically relatively the required main lobe direction of the array radiation pattern. A training signal has been simulated as a random one with no specific autocorrelation properties. The signal has been modulated by the Phase Shift Keying (PSK) and the Quadrature Amplitude Modulation. © 2020 IEEE.

This paper explores the application of the adaptive filtering algorithms, based on Least Squares (LS) criterion for the calibration of the receiving arrays with digital beamforming. The digital beamforming assumes the access to the signals in the array channels as a requirement, which has to be provided if the adaptive signal processing is used. In this case, the adaptive filtering algorithms, based on the minimization of the LS error between the desired and array output signals, are able to estimate the channel parameter spread, which values can be stored and used for correction of the array weights during the beam steering. If a set of steered beam positions is known, for example in scanning arrays, the proposed algorithm allows to create a codebook of the array weights, which ensures the random variation of channel's parameters compensation and correct beam steering. The architecture of the proposed solution and mathematical description of a Recursive Least Squares (RLS) adaptive filtering algorithm, on which the calibration is based on, are presented. The algorithm uses a dynamic regularization of the array input signal correlation matrix. No specific correlation properties are required for the algorithm training signal. The simulation results demonstrate the ability of the calibration algorithm to compensate the channel's parameters spread. If the array channel Signal-to-Noise Ratio (SNR) is 0... 30 dB, then the achieved spread of the calibrated channels gain errors is about -20 dB. The norm of the ideal and calibrated array difference is also about -20 dB. The results are obtained with the Phase Shift Keying (PSK) and Quadrature Amplitude Modulated (QAM) training signals. The ability of the proposed calibration algorithm to operate in interference conditions is also demonstrated © 2020 IEEE.

The paper presents an algorithm of antenna array calibration, which estimates and compensates phase lags, caused by non-identical electrical characteristics of the array channels. To estimate the phase lags, the algorithm uses only the array output power measurements under the specific channel phase perturbations. The estimation accuracy equals phase shifter quantization step and does not depend on the number of the array channels. The algorithm is compared with two similar calibration algorithms, known from publications, whose accuracy depends on the number of the array channels and is much less compared with that of the proposed algorithm. For this reason, the algorithm, presented in this paper, can be widely used for efficient arrays calibration, signal source angular position estimation and tracking by a calibrated or a non-calibrated array with any aperture shape: linear, flat or conformal and with an arbitrary channel, selected as a reference one. © 2019 IEEE.
