Reduction of interface defects in gate-recessed GaN HEMTs by neutral beam etching

This study investigates and compares the impact of different etching techniques on the fabrication of GaN high electron mobility transistors (HEMTs) between the inductively coupled plasma reactive ion etching (ICP-RIE) and the neutral beam etching (NBE) for the gate recess. By conducting direct current analysis, it was found that devices manufactured using the NBE exhibited superior electrical performance as compared with those produced using the ICP-RIE. These enhanced electrical characteristics include a transconductance of up to 100.4 mS/mm, a threshold voltage (V_th) of −2.3 V, an on/off current ratio of 1.1 × 10⁹, a subthreshold swing (S.S.) of 99.63 mV/dec, and a remarkably low gate leakage current. Additionally, we noted varying degrees of hysteresis in the I–V characteristics were related to process disparities possibly leading to interface defects. Multi-frequency capacitance-voltage (C–V) measurements were used to identify the interface defects at the oxide/AlGaN interface of the gate. The results revealed that devices fabricated using the NBE exhibited a lower interface defect density as compared with those fabricated using the ICP-RIE, thereby elucidating the reduced hysteresis observed in the I–V characteristics. These findings indicated the significant advantages of the NBE process in the fabrication of GaN HEMTs. © 2024 The Authors

Divisive hierarchical clustering is a powerful tool for extracting knowledge from data with a pluralistic and appropriate information granularity. Recent developments of hierarchical clustering algorithms apply Growing Neural Gas (GNG) to data divisive mechanisms. However, GNG-based algorithms tend to generate nodes excessively and sensitive to the input order of data points. Furthermore, the plasticity-stability dilemma is another unavoidable problem. In this paper, we propose a divisive hierarchical clustering algorithm based on Adaptive Resonance Theory-based clustering. Simulation experiments show that the proposed algorithm can generate an appropriate tree structure depending on data while improving the performance of hierarchical clustering.

Machine learning models that are used for the prediction and control of production can improve quality and yield. However, developing models that are highly accurate and reflective of real-world processes is challenging. We propose a feedforward neural network model specifically designed for continuous Multistage Manufacturing Processes (MMPs) without intermediate outputs. This model, which is termed “MMP Net,” can accurately represent the control mechanism of continuous MMPs. Whereas existing studies on learning MMPs assume an intermediate output data, the MMP Net does not require such an unrealistic assumption. We use the MMP Net to develop prediction models for the lubricant base oil production process of a world-leading lubricant manufacturer. Evaluation results show that the MMP Net is superior to other deep neural network and machine learning models. Consequently, the MMP Net was actually implemented in a real factory in 2022 and is expected to save 900,000 dollars per year for each production line. We believe that our work can serve as a basis to develop customized machine learning solutions for improving continuous MMPs.

Gamma-Ray Bursts (GRBs), observed at large redshifts, are probes of the evolution of the Universe and can be used as cosmological tools. To this end, we need tight (with small dispersion) correlations among key parameters. To reduce such a dispersion, we will mitigate gaps in light curves (LCs), including the plateau region, key to building the two-dimensional Dainotti relation between the end time of plateau emission (Ta) to its luminosity (La). We reconstruct LCs using nine models: Multi-Layer Perceptron (MLP), Bi-Mamba, Fourier Transform, Gaussian Process–Random Forest Hybrid (GP-RF), Bidirectional Long Short-Term Memory (Bi-LSTM), Conditional GAN (CGAN), SARIMAX-based Kalman filter, Kolmogorov–Arnold Networks (KANs), and Attention U-Net. These methods are compared to the Willingale model (W07) over a sample of 545 GRBs. MLP and Bi-Mamba outperform other methods, with MLP reducing the plateau parameter uncertainties by 25.9% for log Ta, 28.6% for log Fa, and 37.7% for α (the post-plateau slope in the W07 model), achieving the lowest 5-fold cross validation (CV) mean squared error (MSE) of 0.0275. Bi-Mamba achieved the lowest uncertainty of parameters, a 33.3% reduction in log Ta and log Fa and a 41.9% in α, but with a higher MSE of 0.130. Bi-Mamba brings the lowest outlier percentage for log Ta and log Fa (2.70%), while MLP carry α outliers to 0.900%. The other methods yield MSE values ranging from 0.0339 to 0.174. These improvements in parameter precision are needed to use GRBs as standard candles, investigate theoretical models, and predict GRB redshifts through machine learning. A next-generation medium-energy (100 keV to 100 MeV) gamma-ray observatory will greatly enhance the identification and characterization of multimessenger sources in the coming decade. Coupling gamma-ray spectroscopy, imaging, and polarization to neutrino and gravitational wave detections will develop our understanding of various astrophysical phenomena including compact object mergers, supernovae remnants, active galactic nuclei and gamma-ray bursts. An observatory operating in the MeV energy regime requires technologies that are capable of measuring Compton scattered photons and photons interacting via pair production. AstroPix is a monolithic high voltage CMOS active pixel sensor which enables future gamma-ray telescopes in this energy range. AstroPix’s design is iterating towards low-power (∼1.5 mW/cm2), high spatial (500 µm pixel pitch) and spectral (2 building block of future large area AstroPix instruments, such as ComPair-2 and AMEGO-X. This payload will be the first demonstration of AstroPix detectors operated in a space environment and will demonstrate the technology’s readiness for future astrophysical and nuclear physics applications. Sap flux density (SF), used to estimate tree water use, may be influenced by atmospheric humidity, sunlight, and soil moisture, tree species and geographical locations. Southeast Asian forests have experienced land-use alteration from abandoned agricultural practices, leaving behind areas of old-growth and secondary forests among other forest types. Thus, SF and its responses to changing environments may differ in successional forests due to their different canopy structure which can modify the local microclimate. Additionally, it can be difficult to extrapolate sub-daily SF data to longer seasons or years because of the significant variations during the day. People with color vision deficiency (CVD) may have difficulty in discriminating colors. To improve their color perception, several compensation methods have been proposed which considered naturalness maintenance and contrast emphasis. All these methods are based on the simulation model of severe CVD and hence it is not clear whether are also effective for people with light CVD. In this paper, we conduct subjective study to evaluate the effectiveness of these methods for people with varying degrees of CVD.

Text detection enables us to extract rich information from images. In this paper, we focus on how to generate bounding boxes that are appropriate to grasp text areas on books to help implement automatic text detection. We attempt not to improve a learning-based model by training it with an enough amount of data in the target domain but to leverage it, which has been already trained with another domain data. We develop algorithms that construct the bounding boxes by improving and leveraging the results of a learning-based method. Our algorithms can utilize different learning-based approaches to detect scene texts. Experimental evaluations demonstrate that our algorithms work well in various situations where books are roughly placed. Copyright © 2020, The Authors. All rights reserved.

In an aging society such as Japan and other OECD countries, the medical and non-medical costs of long-term care are increasing every year, and it is becoming more difficult for local governments to bear the costs. It is necessary to identify high-risk persons before they need long-term care. We built a prediction model for seven scenarios regarding the need for long-term care using medical claims, pharmacy claims, diagnosis procedure combination (DPC) payment system data, health examination results, and long-term care claims from a local government database. Based on the number of actual data, our proposed long-term care risk prediction is targeted at the elderly over 75 years old. Because there are many variables in the data, especially in medical claims, we used the heterogeneous mixture learning (HML) model because it can automatically optimize all combinations of explanatory variables. The explanatory variables we used are age, sex, 533 diagnosis codes as listed in ICD-10, 108 prescription drug groups under the therapeutic category of drugs in Japan, and 28 special health examination items. The results showed that the area under the curves (AUCs) for all scenarios was above 0.7. Since the recalls of HML were larger than that of other machine learning models, more high-risk persons can be identified by our model.

A vast number of algorithms for robots assume a given schedule that ensures the simultaneous LOOK (observing the location of all other non-moving robots), only then simultaneous COMPUTE (computing the target for moving) and only then simultaneous MOVE (LCM). The assumption on the existence of synchronization signal for movements, when other robots do not LOOK is questionable. We present several self-stabilizing techniques to implement such a scheduler using global/local clock pulses and thus converting the vast numbers of robot algorithms that assume the LCM schedule, to eliminate this assumption at once. Namely, we present implementation of a move-atomic property scheduler, where robots possess an independent clock that is advanced at the same *** realize it by applying the neighborhood mutual remainder. This research presents the first self-stabilizing implementations of the LCM synchronization. © Springer Nature Switzerland AG 2019.
