Along with the advances in the three-dimensional stacking IC packaging technology, the electronic crosstalk, signal loss of the advanced electronic packaging redistribution layer (RDL) are becoming more and more serious, and it is urgent to develop high-performance packaging materials, especially RDL dielectric materials with low dielectric constant (Dk) and low dielectric loss (Df) under high frequency conditions. In this study, a novel diamine monomer named 6FpyDA was successfully synthesized via Suzuki coupling reaction, Michael addition reaction, and Dehydrogenation reaction. A series of polyimide films were fabricated through conventional two-step thermal imidization process. The influence of the content of 6FpyDA on the dielectric properties of PI was investigated. It was found that the dielectric constant and dielectric loss of the PI decreased gradually with the increase of the content of 6FpyDA. Under 10 GHz, the dielectric constant reaches as low as 2.38 and the dielectric loss is
$5\times 10^{-4}$
, showing excellent low dielectric properties. The introduction of bulky asymmetric rigid side groups and trifluoromethyl groups in the molecular chain were supposed to be the reason, which make the PI molecular chain exhibits a lower polarizability and a larger free volume between the molecular chains. The mechanical properties and thermal stability of PI are gradually enhanced with the increase in 6FpyDA content, leading to a tensile strength of up to 130 MPa. This exceptional comprehensive performance demonstrates its significant potential in the field of microelectronics packaging. Consequently, this study offers valuable insights for the fabrication of low dielectric intrinsic polyimides.
