To achieve high-density, high-reliability integrated packaging interconnects, 3D packaging technology has become a focus of current research, where Through-Silicon Via (TSV) and Through-Glass Via (TGV) technologies are key interconnect technologies. However, in TSV and TGV structures, the mismatch in thermal expansion coefficients among various materials and the complexity of the interconnect structures can lead to significant thermal stress during production and use, severely affecting device performance and reliability. In this study, a thermomechanically coupled phase-field model that considers mixed-mode fracture is proposed to study the mechanical performance and fracture behavior of interconnect structures. The approach to studying coupled thermo-mechanical-damage models can indeed be divided into two parts, focusing first on microstructure generation using Voronoi polygons and second on conducting phase field simulations to analyze mechanical and fracture behaviors. The framework was applied to model the fracture of interconnect structures under thermal cyclic conditions, demonstrating the formation of distinctive crack patterns and complex crack networks. The cracking behaviours observed in the experiments and simulations are remarkably similar to each other. This research provides an efficient and reliable simulation method for enhancing the reliability of interconnect structures in 3D packaging technology. © 2024, The Authors. All rights reserved.

With the rapid development of integrated modular avionics (IMA), the dynamic reconfiguration of IMA provides great advantages in resource utilization and aircraft configuration and acts as a valid means for resource failure management. Due to the complexity of dynamic reconfiguration process, it is difficult to analyze and evaluate the safety of dynamic reconfiguration process. The Architecture Analysis and Design Language (AADL) is effective in modeling such process of the embedded real-time system. Colored Petri Net (CPN) has advantages of simulation and evaluation. Therefore, this paper model the IMA dynamic reconfiguration process based on AADL, and transfer it to CPN model to analyze and evaluate the safety of the process of dynamic reconfiguration. Finally, a case study is provided to indicate the effectiveness of the method. © 2020 Journal of Physics: Conference Series.

The deep-level traps at grain boundaries(GBs)and halide ion migration are quite challenging for further enhancement of the stability and efficiency of perovskite solar cells(PSCs)as well as for the elimination of notorious ***,we report a large-sized strongly coordinated organic anion GB anchoring strategy for suppressing ion migration and passivating defects in planar *** practical implementation of this strategy involves the incorporation of potassium salts containing a large-sized organic counter anion(4-sulfobenzoic acid monopotassium salt,SAMS)into the perovskite *** has been found that anions within SAMS can be firmly anchored at GBs due to the strong coordination interaction between C=O and/or S=O at both ends of bulky anion and undercoordinated Pb^(2+)and/or halide vacancies,along with the hydrogen bond between–OH and *** can not only passivate shallowlevel defects but also cause more effective passivation of the deep-level *** GB manipulation strategy results in a reduced defect density,an increased carrier lifetime as well as suppressed ion migration,which in turn contributed to enhanced efficiency and stability of PSCs together with a thorough elimination of *** a result,the SAMSmodified device with an outstanding fill factor of 0.84 delivers a significant improvement in efficiency(22.7%)in comparison with the control device(20.3%).The unencapsulated modified device demonstrates only little degradation after 1320 h at 60℃.

A model-free deep learning-based health prognosis methodology with epistemic and aleatoric uncertainties

Aleatoric uncertainty inherent in degradation data and epistemic uncertainty introduced by a research method directly affect the trustworthiness of health prognosis, specifically in terms of the state of health (SOH) and remaining useful life (RUL). In this paper, a deep learning methodology integrating Bayesian deep learning (BDL) and model-free approaches is proposed to eliminate the influence of uncertainties and improve the accuracy of the prediction results. First, an advanced dropout approach is introduced to quantify the epistemic uncertainty due to the neural network model parameters in a model-free manner. Then, a data augmentation approach and an arbitrary polynomial chaos expansion method are used in a model-free manner to quantify the aleatoric uncertainty inherent in the data distribution. Next, a model-free BDL model is constructed for health probability prognosis that incorporates two types of uncertainty. In addition, an incremental learning approach based on an asynchronous calibration strategy is presented to adaptively update the prediction model. To verify the effectiveness of the proposed method, lithium-ion battery SOH prognosis and turbofan engine RUL prediction experiments are conducted using degradation datasets. The results show that the proposed method can provide more accurate point estimations and more trustworthy interval estimations. © 2025 Elsevier Ltd

This paper presents a fusion control strategy of adaptive cruise control(ACC) and collision avoidance(CA),which takes into account a driver’s behavioral style. First, a questionnaire survey was performed to identify driver type, and the corresponding driving behavioral data were collected via driving simulator experiments, which served as the template data for the online identification of driver type. Then, the driveradaptive ACC/CA fusion control strategy was designed, and its effect was verified by virtual experiments. The results indicate that the proposed control strategy could achieve the fusion control of ACC and CA successfully and improve driver adaptability and comfort.

The ion thruster is one of the most widely used electric propulsion thrusters, and its failure can directly affect the success of deep-space exploration missions. Therefore, the ion thruster is always required with extremely high reliability. However, few researchers thoroughly analyze the influence of internal and external parameters on reliability, which makes it difficult to provide guidance for reliability improvement. In this paper, based on reliability science principles, a reliability model considering performance degradation and multi-source uncertainties is established for three-grid ion thrusters. Firstly, the electron back streaming limit (EBL) is determined as the key performance parameter based on functional principles and the performance margin model is constructed. Then, the degradation model considering sputter erosion is established through simulation and response surface methodology (RSM). Furtherly, we analyze the sources of uncertainties and quantify uncertainties with probability distributions. Finally, the reliability model is established. A case study of a xenon ion thruster is conducted to perform reliability and sensitivity analysis. The results show that the proposed model can quantify reliability by given internal and external parameters and provide guidance for the designers to meet high reliability requirements.

Supercapacitors are new types of electrical energy storage components with an electric double layer. Ageing characteristics, lifetime and reliability evaluation are of great significance for quality evaluation and rational use. This paper focused on the pseudo-failure calendar lifetime distribution and reliability evaluation of supercapacitors. High-temperature accelerated calendar ageing test of supercapacitors is carried out, and equivalent series resistance and capacitance were tested. Pseudo-lifetime is calculated and distribution is fitted. Fitting results showed that the pseudo-lifetime of supercapacitors is more in line with Weibull distribution. Finally, the reliability curve and its bounds with 95% confidence are made, as a result of the reliability evaluation of supercapacitors.

Recommendation of PHM algorithms based on fuzzy information fusion

The diversity of algorithms and the complication of application scenarios makes it difficult for PHM (Prognostics and Health Management) developers to accurately choose an appropriate algorithm when performing algorithm design. To make up for the aforementioned shortcoming, this paper proposes an algorithm recommendation system suitable for PHM. Specifically, according to the PHM architecture, a PHM database is designed to assist in the mining of recommended knowledge and the execution of recommended strategies. Subsequently, a recommendation system is developed that mainly includes hybrid data processing, similarity measurement, and recommendation decision making. Therein, two recommendation strategies, based on Fuzzy C-Means (FCM) method and weighted information fusion, are designed to cope with two kinds of actual requirements. Finally, the recommendation of remaining useful life (RUL) prediction associated with the Commercial Modular Aero-Propulsion System Simulation (C-MAPSS) data set is employed as an application case to verify the effectiveness of the proposed recommendation system.

The effect of Xe irradiation on the stress corrosion cracking (SCC) of 308 stainless steel (SS) in high temperature environment was revealed by mean of microstructure observation and corrosion resistance measurement. The significant Cr depletion and Ni enrichment induced by Xe irradiation deteriorated the corrosion resistance of 308 SS with a Cr-depleted corrosion product. The SCC susceptibility increased and the pitting potential decreased as the Xe irradiation dose increasing. The irradiation assisted segregation induced by Xe irradiation at the grain boundary (GB) promoted the preferential dissolution and further driven the microcrack propagating along GB as the SCC precursor. © 2023, The Authors. With the trends of high power and miniaturization of power electronics, thermal management is becoming to an emergency issue. To solve this, a real time thermal measurement system was proposed. In this study, the SiC-TEG (Thermal engineering Group) heater chip was designed, which plays a high-density heat source in the system. Simulation results indicated heat was transferred to cooling plate through die attach materials and DBC substrate, so that the thermal resistance can be calculated. In addition, the uniformity of heater chip also evaluated. The optimized heater chip may improve the precision of the thermal measurement system.
