Ni/Ge/Ni/Au multi-layer metal electrodes were prepared on N-GaAs substrate by electron-beam evaporation to investigate the effect of annealing process parameters on N-GaAs ohmic contacts. In the annealing temperature range of 370 °C to 430 °C, the metal-semiconductor contact was found changing from Schottky contact to ohmic contact as the annealing temperature was above 380 °C. Specific contact resistivity of n-GaAs samples firstly decreased and then increased with the increasing of annealing temperature, and the minimum specific contact resistivity of 3.3×10-5 Ω·cm2 was formed at 420 °C annealing for 80 s. Although the specific contact resistivity of the metal-semiconductor contact performed satisfactorily, the surface morphology of the n-GaAs metal electrode was found having metal shrinkage after annealing. The formation mechanism of ohmic contact was qualitatively explained by the elements diffusion under different annealing parameters, which were confirmed by the comparative analysis of SEM and EDX results. © 2022, The Authors. Different power sources in Seawater Pumping-Storing/Wind/Solar Hybrid Power Generating system supply power to the island *** order to ensure the reliability of the power supplying and improve the economical efficiency of the island micro-grid system at the same time,the output of each power source in the island micro-grid system needs to be optimized and dispatched according to historical wind power and photo-voltaic *** this paper,the mathematical model of Seawater Pumping-Storing/Wind/Solar Hybrid Power Generating system is established,and the one-time cost,*** the joint system are taken as the objective *** immune particle swarm algorithm is used to figure out the optimal output of each power source in the system after considering the restrictions including power balance of the system,the power constraints of each generator set and the online power of wind power and *** example shows that the optimization result of improved PSO algorithm is better than the original one,and it can also achieve the optimized dispatching of the joint system economically and effectively.

There has been a direct relationship between the temperature of the laser point and the quality of the casting in the process of the 3D printing. In the paper, a method based on convolutional neural network (CNN) was proposed to estimate the temperature of the laser point. The collected temperature data used were trained by the deep-learning method. A new structure of the model was proposed on the part of the CNN model, which improved from original LeNet. The process of the prediction for the testing set was carried out through the new model. The unknown temperature in the testing set can be estimated. The experimental result illustrates that the proposed method is satisfactory.

In recent years, chaotic communication has shown advantages, such as used the simplest matched filter to make signal-to-noise ratio (SNR) maximization and improve the resistance to multi-path interference. The chaotic shape-forming filter (CSF) has been proposed to generate the chaotic baseband signal in the wireless communication, the additional advantage of the chaotic shape-forming filter is able to generate the chaotic signal as spread sequence in Differential Chaotic Shift Key (DCSK), which encodes information in the sequence. In this paper, the chaotic signal generated by CSF is used in DCSK and combined with multi-carrier frequency to improve the bit transmission rate. Because of CSF used, it helps to improve both Bit Error Rate (BER) performance and provide an additional information flow in the spread sequence itself. Simulation results indicate that the proposed method is superior to other methods over the Addition White Gaussian Noise (AWGN) channel and wireless channel.

Czochralski（Cz） silicon single crystal growth is a dynamic time-varying process with complex physical changes,multi-phase coupling of multiple fields, model uncertainty and large hysteresis and nonlinearity, while mechanistic models based on a large number of assumptions are difficult to be applied practically. In order to establish a stable and reliable model of crystal growth process, this paper proposes a variational modal decomposition--convolutional neural network-long and short-term memory network-extreme learning machine（VMD-CNN-LSTM-ELM） nonlinear hybrid integrated modeling method based on the idea of data-driven modeling to construct a model between heater power and thermal field temperature. The model consists of feature extraction, deep learning network, and optimization algorithm. First, VMD is used to decompose the original data into multiple Intrinsic Mode Function（IMF） from low to high frequencies, preserving the variation characteristics of the signal at different frequencies. Second, for each eigenmode function sequence, CNN feature extraction and LSTM prediction are performed in turn. Then, ELM is used to nonlinearly integrate the prediction results of multiple sequences to obtain the final prediction output. Finally, the simulation experimental results based on industrial data show that the proposed VMD-LSTMELM based thermal field temperature has excellent prediction performance and generalization ability.

Hyperchaos synchronization using univariate impulse control

Rössler and Chen systems with time delay are shown to be hyperchaotic, which exhibits a more complex dynamics, including multiple positive Lyapunov exponents and infinite dimension. The hyperchaos has better application potential where hyperchaos synchronization is concerned. Univariate impulse control requires smaller perturbation to the response system, thus promising better performance. However, synchronization of two hyperchaotic systems using this control method is a challenging task due to the difficulty to guarantee synchronization stability using a minimum number of manipulated variables. In this paper, a univariate impulse control method is proposed for the synchronization of two hyperchaotic dynamics generated by time delay. A theorem is developed and proved to provide the sufficient conditions for the synchronization of time delay systems using the univariate impulse control. The upper bound of the impulse interval is proved to guarantee the asymptotic synchronization. Simulation and circuit experiment show the correctness of the analysis and the feasibility of the proposed method.

Aiming at the complex nonlinear dynamic time-varying characteristics for Czochralski（Cz） silicon single crystal growth process and the difficulty in modeling and controlling the crystal diameter by conventional mechanisms, based on the idea of data-driven modeling and control, this paper proposes an improved model-free sliding mode iterative learning control（MFA-SMILC） method. First, a data-driven model of crystal diameter is established using an extreme learning machine（ELM）with actual process data;Then, based on the compact-format dynamic linear（CFDL） data model, a discrete sliding mode control algorithm is used to design a data-driven controller structure for crystal diameters, and the stability of the iterative tracking error is verified by the stability analysis;Finally, the proposed MFA-SMILC controller is applied to silicon single crystal diameter control, and compared with the conventional model-free adaptive iterative learning control（MFA-ILC）, it is found that MFASMILC has faster response speed and convergence speed, which verifies the effectiveness of the proposed control method.

Slope entropy (SlopEn) has been widely applied in fault diagnosis and has performed excellent performance, while SlopEn suffers from the problem of thresholds selection. Aim to further enhance the identifying capability of SlopEn in fault diagnosis, on basis of the SlopEn, the concept of hierarchy is combined and proposed new complexity feature, namely hierarchical slope entropy (HSlopEn). Meanwhile, the white shark optimizer (WSO) is applied to optimize the both HSlopEn and support vector machine (SVM), and WSO-HSlopEn and WSO-SVM are proposed respectively. Then, a dual-optimization fault diagnosis method for rolling bearing based on WSO-HSlopEn and WSO-SVM is put forward. Firstly, different types of bearing signals are input and decomposed into several nodes by hierarchical decomposition. Then taking the recognition rate as the fitness function, the parameters of HSlopEn and SVM are determined adaptively by WSO. After that, the WSO-HSlopEn of the nodes are extracted and single-feature and multi-features extraction are performed. Finally, the diagnosis results are output by WSO-SVM. Experimental results demonstrated that whether under single-feature or multi-features, based on WSO-HSlopEn and WSO-SVM fault diagnosis method has the highest recognition rate compared to other hierarchical entropies;moreover, under multi-features, the recognition rates are all higher than 97.5%, and the more features we select, the better the recognition effect will be. when five nodes are selected, the highest recognition rate reaches 100%. © 2022, The Authors. Capacity Optimization of a Hybrid Energy Storage system Considering Wind-Solar Reliability Evaluation Based on a Novel Multi-Strategy Snake Optimization Algorithm

When the capacity configuration of a hybrid energy storage system (HESS) is optimized considering the reliability of a wind turbine and photovoltaic generator (PVG), the sequential Monte Carlo method is typically adopted to simulate the normal operation and fault probability of wind turbines and PVG units. The capacity optimization configuration model of the HESS is constructed with the life cost cycle (LCC) as an objective and the loss of power supply probability (LPSP) as constraints. The variational mode decomposition is used to decompose the unbalanced power in the wind-PV microgrid. The maximum power of the optimized the battery bank and the supercapacitor bank are used to determine the frequency division point, and the high-frequency power and low-frequency power are respectively allocated to the supercapacitor bank and the battery bank. When the snake optimizer (SO) is used to solve the nonconvex capacity optimization configuration model of the HESS, poor accuracy and stability are significant problems. The opposition-based learning, adaptive weight factor, and Lévy flight strategy are introduced in the algorithm framework. Twenty-three test functions show that multi strategy snake optimizer (MSO) significantly improves the accuracy and convergence speed compared with SO. Nine optimization algorithms including MSO are used to solve the capacity optimization problem of the HESS. The results show that MSO is superior to other algorithms in performance and numerical accuracy. It can reduce the LCC 4.5% and ensure that the capacity of the HESS meets the load demand when the wind turbine and PVGs are in a fault state. © 2022, The Authors. All rights reserved.

This paper focuses on the scheme of cooperative lane change motion planning of multiple connected and automated vehicles, so as to minimize the time for lane change while penalizing large steering angles subject to hard collision avoidance constraints. Nominally this scheme should be formulated in a centralized way with the constraints of all the vehicles considered simultaneously. In order to facilitate the numerical solving process of this centralized optimization problem, we propose a stepwise computation framework. Starting with a sub-problem with all of the collision avoidance constraints removed, a sequence of sub-problems are defined by adding back the removed collision avoidance constraints gradually until the original problem takes shape in the end. The optimum of one sub-problem is always used as the initial guess when solving the next sub-problem. This iterative process continues until the optimum of the original problem is obtained. In this way, the difficulties in the original centralized problem are divided into multiple parts, and every progress made to address the partial difficulties is 'solidified' by the initial guess. © 2018 IEEE.
