In MEMS realization of high frequency ultrasonic array transducer, electrical impedance matching may become difficult for the reason of the miniaturization of the piezo-array elements. In this study, the electrical impedance of the array elements is estimated first by using KLM model, and then calculated by using finite elements method(FEM), in the case of a Li Nb O3 based30 MHz array transducer. The impedance frequency behavior is related both to the eigen-resonance modes and the electrode driven modes with the free mechanical boundary condition of the element and to the coupling of these modes to the array structure when the element being integrated as the transducer. The array transducer properties and performances such as lateral modes,crosstalk, sensibility and bandwidth, field radiation,focusing/steering are also simulated and analyzed.

In this paper a hardware oriented integer motion estimation (IME) algorithm is proposed. The algorithm put forward to divide the largest coding unit (LCU) into four motion vector (MV) prediction cluster. Each cluster has a separate MV as the start for search window center. Then the best matched MV can be searched in a small size search window. All PUs in one quarter LCU sharing the same reference block save the bandwidth cost of loading reference block to the chip largely. In addition, the sum of absolute difference (SAD) value calculation for all the PUs in a quarter LCU are also shared, actually, only once calculation process is needed for all the PUs' distortion in it. Then, the algorithm is evaluated in the HEVC test model (HM-11.0), the results show that it only introduced 0.85% BDBR loss.

To realize steep-slope MoS2 n-type FET, we fabricate negative capacitance FET (NCFET) structure using ferroelectric HfZrOx (HZO)/AlOx as dielectric layer. The MoS2 NCFET devices exhibit ultra-low subthreshold swing (SS) of 23 mV/dec, sub-60mV/dec over 6 orders of Id, nearly hysteresis-free up to V ds = 1V, small |V th | on/I off ratio >10 9 , and small DIBL of 25 mV/V. Importantly, we can modulate 5 orders of Id using a gate drive of 232 mV, clearly demonstrating the potential of MoS2 NCFET for low-power electronics applications. Furthermore, compared to normal MoS 2 FET with 11.2 nm equivalent oxide thickness (EOT), the NCFET achieve 60% improvement in Id (250 μA/μm) and 4 times improvement in transconductance.

This work investigated the self-annealing effect of Cu directly electrodeposited on CoMo based barriers with different atomic ratios of Co to Mo. Cu electroplated on barrier with higher Co content expressed lower resistivity and resistance drop as well as higher texture coefficient of Cu (111). Comparisons are made between Cu electroplated directly on barriers and Cu on Cu seed. The resistivity of Cu electroplated on Co is close to that of Cu plated on Cu seed layer. Results show that with higher texture coefficient of (111) the Cu films will have lower resistance change during self-annealing.

In this work, oxygen barrier properties of a promising single layer diffusion barrier Co x Mo y for copper interconnect has been investigated. Sandwich structures of barrier/Cu/barrier were fabricated to modulate the damascene structure. The samples were oxidized by thermal annealing in air at 200-300°C for 1min to 1h. Sheet resistance, optical microscopy, SEM, XRD and XPS were used to characterize the oxidation behavior of the sandwich structure and the barrier itself. Results show that, with more Mo content, the anti-oxidation property of CoMo is better. The Co 1 Mo 3 barrier has best oxygen barrier property: it can protect Cu from oxidizing after 300°C/30 min annealing in air and the barrier film itself has low oxygen content.

In this paper, we explore different parallel mapping implementations of Advanced Encryption Standard(AES) on the Coarse-Grained Reconfigurable Block Encryption Array(RBEA). To improve performance and resource efficiency of the direct mapping implementation, we propose 8 modified implementations based on merger, task duplication and loop unrolling methods. Experimental results show that the improved implementations increase the throughput from 1023.99 Mbps to 13643.96 Mbps and the performance-area ratio from 63.99 Mbps/FB to 309.62 Mbps/FB, developing the superiority of s, our work has 1.16-13.34 times higher throughput and 3.55-11.73 times higher throughput per unit of array area.
