We, for the first time, fabricated wafer-level arrayed βGa2O3 single crystal thin films on diamond substrate using transfer printing technology. The transfer-printed β-Ga2O3 thin film possesses a thickness of 260 nm, a XRD rocking curve FWHM of ~78 arcsec, and a surface roughness of 0.36 nm. The amorphous interface layer after post-annealing is less than 2 nm. The thermal boundary resistance is extracted to 21.7 m2·K/GW, which is the lowest value reported for single-crystal β-Ga2O3 integrated with diamond. Thanks to the high thermal conductivity of diamond and the high-quality hetero-interface, the performance of β-Ga2O3-on-diamond RF MOSFETs is significantly enhanced. The maximum on-state current is 810 mA/mm, and the fmax before de-embedding reaches 61 GHz, which is the highest recorded value to date. Infrared thermal imaging shows that integrating with diamond significantly reduces the junction temperature of β-Ga2O3 devices. The Rth of β-Ga2O3-ondiamond devices is merely 5.52 K·mm/W, setting a new record for βGa2O3-based devices. These results demonstrate that hetero-integration with diamond via wafer-level transfer printing technology provides an effective thermal management platform for β-Ga2O3, facilitating its advancement in high-power and RF devices. © 2024 IEEE.

As a clean and renewable energy source, solar energy makes photovoltaic (PV) generation become one of the most viablepower generation resources. However, photovoltaic power generation is greatly affected by weather changes and random changes, which limits the development of photovoltaic grid-connected systems. To timely control the impact and fluctuation brought by photovoltaic grid connection, it is very necessary to establish a reliable photovoltaic power generation forecasting model. This paper utilizes the Gated Recurrent Unit (GRU) neural network to predict the photovoltaic power generation in ultra-short time. The proposed method is applied to the DC competition dataset and a smart microgrid photovoltaic dataset. After the data set is analyzed and preprocessed, different loss functions are used to train the GRU model. The comparison analysis with the Deep Neural Network (DNN) model and the Support Vector Machine (SVR) model shows that the proposed method exhibits high performance in forecasting accuracy method achieve more accurate prediction result. In addition, experiment under different weather conditions shows that the GRU network model could adapt to weather changes. © 2022, The Author(s), under exclusive license to Springer Nature Singapore Pte Ltd.

Although the Belief Rule Base (BRB) established based on single attribute rules solves the problem of rule explosion, the dependency between attributes makes it impossible to accurately describe the relationship between attributes and results, resulting in low accuracy. For this problem, existing solutions are mostly limited by expert knowledge or only applicable to weakly correlated attributes. Therefore, a method of attribute clustering and intersection guided by particle swarm optimization is proposed, which integrates attributes linearly or non-linearly to obtain new attributes, which are used in the BRB model. This method can effectively solve the influence of attribute interdependence on BRB prediction results. Experiments show that the method has good accuracy in solving typical fault diagnosis, pattern recognition and other classification problems, and the number of rules has a linear relationship with the number of attributes and reference values, avoiding rule explosion. © 2022 SPIE.

In response to the repeatable and high-reliability locking requirements of the motor mover in an underwater electromagnetic launching device, a passive mover locking device is designed, which is composed of several spring leaves and locking rings. The functions of unlocking and locking are realized by spring leafs bending deformation. Firstly, the key dimensions of the locking device are preliminarily determined by estimating the unlocking force and the locking force through the superposition method. Then, the working process of the locking device is analyzed by numerical simulation. The results show that the locking device meets the functional requirements and strength requirements, and the normal contact stiffness has little influence on the unlocking force, but a great influence on the contact pressure. The setting of the friction coefficient has a great influence on the unlocking force. Finally, the experimental verification of the unlocking process of the locking device is carried out, and the results show that the relative error between the test unlocking force and the numerical simulation results is 9.60%, indicating that the numerical simulation analysis is reasonable. After 400 unlocking tests, there is no obvious change in the unlocking force. © 2022, The Author(s), under exclusive license to Springer Nature Singapore Pte Ltd.

This paper presents a self-heating-followed non-uniformity calibration (NUC) circuit for silicon diode uncooled infrared focal plane arrays (IRFPA). The proposed NUC voltage generator provides larger charge/discharge current to the successive capacitance load without increasing power consumption. The proposed NUC circuit achieves smaller settling time and lower noise, which improves the accuracy of the calibration process. For verification, a 6-bit NUC circuit for 640×480 silicon diode uncooled IRFPA has been designed in the 0.18μm CMOS technology. When driving a total capacitance load of 40nF, the settling time, output-referred RMS noise and power consumption of the NUC circuit is 7.74μs, 0.364μV, 2.4mW, respectively. © 2022 IEEE.

In order to overcome the large axial thrust generated by the working substance (steam or gas, etc) of turbomachinery, an asymmetric axial magnetic bearing (AAMB) is proposed. Firstly, the topology and features of the AAMB are introduced. The magnetic circuit model of the AAMB is established by the reluctance network method. Secondly, the constraints such as the load capacity and dimensions are considered. Then we take the shortest axial length as the optimization goal to design the AAMB, and the design scheme is obtained through genetic algorithm (GA). Finally, the supporting characteristics of the AAMB are verified by finite element method (FEM). The result shows that the overall axial length of the AAMB is less than 82.1 mm of that in the traditional design scheme. © 2022 IEEE.
